Description

【発明の詳細な説明】 産業上の利用分野 本発明は、高集積、高機能の半導体素子の製造に用いら
れる半導体基板の加熱を均一性良く行なうためのランプ
加熱装置に関するものである。
従来の技術 第３図に従来例を示す。従来のランプ加熱装置は、複数
個のランプ１４を、半導体基板１１の上面もしくは、上
下面に置き、ランプ光を半導体基板１１に照射、加熱を
行なうものである。１２は石英チャンバー、１６はラン
プ光反射板である。
このとき、半導体基板の上面もしくは上下面のランプに
よるランプ光は、半導体基板１１以外の石英治具、熱電
対その他チャンバー構成部品に同時に照射される。
発明が解決しようとする問題点 従来技術では、第３図に示す如く、１枚の半導体基板を
熱処理するときに、半導体基板の上面もしくは上下面に
置かれたランプによるランプ光は、半導体基板以外の石
英治具、熱電対その他チャンバー構成部品にも同時に照
射する。
この場合、ランプ加熱の特徴である急速加熱。
急速冷却が周囲の部品に熱が吸収されるため、特に急速
冷却の妨げとなり、本来の特徴が生かされなくなる。
また、周囲に蓄えられた熱量により、半導体基板が加熱
され、均一な温度分布を得ることが困難となる。
問題点を解決するための手段 本発明は、半導体基板およびランプの間に、光遮蔽板を
挿入する。ランプからの光は、光遮蔽板にて遮られ、半
導体基板のみに照射される。
作　　用 半導体基板以外の、熱電対その他石英治具等は必要最小
限の部分のみが、光の照射を受けることになり、従来、
ランプ光を直接受けていたチャンバー周辺部、熱電対線
等に、光による熱の吸収が最小限に抑えられる。
半導体基板以外へのランプ光の照射を必要最小限に抑制
することにより、加熱チャ／パー内での熱の蓄積が少な
くなり、ランプ光による半導体基板の急速加熱、急速冷
却が効率的に行なえる。また、蓄積熱による半導体基板
の加熱もなくなり、半導体基板の均熱性および加熱再現
性が大幅に向上する。
実施例 第１図、第２図に本発明の一実施例を示す。ランプ１４
と石英チャンバ１２との間に、光遮蔽板１３を設けであ
る。ランプ１４に照射されたランプ光１θは光遮蔽板１
３によシ、周辺部のランプ光が遮ぎられて、石英チャン
バー１２内に入射する。石英チャンバー内に置かれた半
導体基板１１のみがランプ光の照射を受ける。
このとき、半導体基板を加熱するときの雰囲気ガスの導
入口に用いられる０リングや温度モニターのための熱電
対線には直接に、ランプ光が照射されることはなく、熱
による素材の劣化や熱の蓄積が防止できる。
以上の結果、半導体基板の均一な加熱および、急速加熱
、急速冷却が可能となシ、また、周辺治具の劣化が抑制
される。
発明の効果 以上のように本発明は、半導体基板の均一な急速加熱、
急速冷却が可能となる結果、高集積、高機能の半導体素
子の実現に寄与するものである。

    【特許請求の範囲】
  1. 平行に置かれた半導体基板とランプの間に、ランプ光の
    一部を遮蔽する遮蔽体を設置し、前記半導体基板のみが
    前記ランプ光の照射を受けるようにしたランプ加熱装置
    。
