産業上の利用分野
本考案は、半導体装置製造に使用するホトリソ
グラフイ装置(露光装置)のレチクルのペリクル

ると、レジストパターンに転写されるのでレチク
ルを清浄に保つ必要がある。このために、レチク

Vol.23、No.3、〔工業調査会〕、pp.94−97参照)。
さらに、このレチクル洗浄作業を大幅に減らすか
不要にすることができるペリクル防塵膜の使用が
採用されてきている。このペリクル膜はレチクル

から数mmの間隔を保つているのでペリクル膜上に

本考案のペリクル防塵膜は、従来のペリクル膜
