Claims (1)

【特許請求の範囲】 1、半導体基板の所定領域に第1層目導電層を用いて形
成されたゲート電極を有する絶縁ゲート型電界効果トラ
ンジスタを形成する第1の工程と、少なくとも上記ゲー
ト電極を含む上記半導体基板上に、深孔エッチング用に
パターニングされた絶縁膜を形成する第2の工程と、上
記絶縁膜をマスクとして上記半導体基板をエッチングし
て深孔を形成する第3の工程と、少なくとも上記深孔内
に少なくとも一種類の薄い絶縁膜を形成する第4の工程
と、少なくとも上記深孔内および上記深孔エッチング用
絶縁膜上に第2層目導電層を形成する第5の工程を少な
くとも含むことを特徴とする半導体メモリの製造方法。 2、上記第4の工程の後、上記深孔の上部側壁部分の上
記薄い絶縁膜を除去して該深孔上部側壁の半導体基板表
面を露出する工程を有し、かつ上記第5の工程の後、上
記第2層目導電層の上に第2の薄い絶縁膜および第3層
目導電層を形成する工程を有することを特徴とする特許
請求の範囲第1項記載の半導体メモリの製造方法。 3、上記深孔内に上記第2層目導電層、上記第2の薄い
絶縁膜および上記第3層目導電層を連続して形成し、こ
れら3層を同時にパターニングした後、上記第3層目導
電層上に上記3層とは別のパターンを有する第4層目導
電層を形成することを特徴とする特許請求の範囲第2項

絶縁膜とは異なる種類の薄い絶縁膜を形成することを特
徴とする特許請求の範囲第1項記載の半導体メモリの製
造方法。
