Abstract
The method of chemical decapsulation of electronic components such as SOT, VTLA, QFP and QFN consists in the fact that the process is carried out in two stages. In the first stage, the electronic component is etched in a mixture of sulfuric acid and hydrogen peroxide (30%) in the proportion of 20: 1 or 10: 1, for 30 seconds to 1 minute at a temperature of 120 to 150°C. In the second stage, the electronic component is rinsed in an acetone solution containing the addition of tolytriazole as a corrosion inhibitor at a concentration of 5 mg/dm3 of acetone. Both processes are carried out alternately until the tested internal elements of the subassembly are exposed.
Description
Opis wynalazkuDescription of the invention
The subject of the invention is a method of chemical decapsulation of electronic components in SOT, VTLA, QFP and QFN casings in order to assess the quality of the internal semiconductor structure, component components and their connections, as well as to distinguish an original electronic component from a counterfeit one.
There are several methods of decapsulating electronic components, namely: a method of mechanically removing parts of the restoration combined with further chemical etching or etching with plasma or laser beam, a method of chemical etching, and a method of etching with plasma or laser.
In the method of chemical decapsulation of electronic components in SOT, VTLA, QFP and QFN housings, inorganic acids, e.g. nitric, sulfuric and their mixtures, hydrochloric, phosphoric or hydrofluoric acid are used for dissolving a plastic or ceramic housing.
The composition of the solutions used in this method depends not only on the material from which the housing is made, but also on the materials from which other components of the subassembly are made, e.g. wire connections, mounting base and leads.
The decapsulation of electronic components by the chemical method described in known patents is carried out in special devices that ensure the automation of the process. However, these are expensive devices which, moreover, sometimes require a special and adapted to the type of housing, preliminary preparation of the subassembly.
US 6709888B2 describe a method of chemical decapsulation which consists in removing a fragment of an electronic component housing made of polymer or ceramic to expose an integrated circuit using fuming nitric and sulfuric acids mixed in a ratio of 3: 1 to 6: 1. Etching of the housing is carried out automatically in a special etching chamber at a temperature of 60 ° C or lower. The proportion of acids used in the etching mixture and the low etching temperature do not damage the copper or remove it to a small extent.
Po wstępnym mechanicznym usunięciu fragmentu obudowy i chemicznym wytrawieniu górnego układu scalonego trawienie chemiczne prowadzi się w specjalnym urządzeniu ze strumieniowym dozowaniem dymiącego kwasu siarkowego o temperaturze 200°C.In other known patents relating to the decapsulation of the housing of electronic components, the chemical etching process is used as one of the subsequent steps in the decapsulation process. For example, US Patent No. 6,358,852 B1 uses a method of mechanically removing parts of the housing of multi-chip integrated circuits followed by plasma etching as the primary method. Chemical etching is used as an alternative method to evaluate the chip located on the underside of the subassembly. After initial mechanical removal of the housing part and chemical etching of the upper integrated circuit, chemical etching is carried out in a special device with jet dosing of fuming sulfuric acid at a temperature of 200 ° C.
Also, in US 6,429,028 B1, the chemical etching process is used as the next step of decapsulating the housing of the semiconductor structure after the initial mechanical removal of part of it. Chemical etching in a heated 70% nitric acid solution is used to remove copper residue from the underside of the component, while etching with fuming nitric acid, heated to 90 ° C, is used to remove the top of the component housing at a selected location. The acid solution is sprinkled on the selected place from which the component housing is removed and left there for a period of 2 to 3 minutes. Then the exposed site is washed with cold nitric acid (20 ° C). The operation is repeated until the semiconductor structure is exposed at the desired location in the upper part of the housing.
In contrast, in US 7,666,321 B2, a chemical etching process with fuming nitric acid is used as the last step of decapsulating components with spherical joints. The digestion is carried out at a temperature of 60-100 ° C for 30 seconds to 5 minutes.
The aim of the invention is to develop a method of chemical decapsulation of the housing of electronic components of the SOT, VTLA, QFP and QFN type, which is performed manually and does not require the initial preparation of the component. Moreover, this method does not corrode the internal metal components of the subassembly to be assessed.
Sposób chemicznej dekapsulacji obudowy podzespołów elektronicznych typu SOT, VTLA, QFP i QFN według wynalazku składa się z dwóch procesów. W pierwszym procesie trawienia obudowy, badany podzespół umieszcza się w zlewce na płycie grzejnej nagrzanej do temperatury 150°C i zalewaThe method of chemical decapsulation of the housing of SOT, VTLA, QFP and QFN electronic components according to the invention consists of two processes. In the first process of etching the housing, the tested component is placed in a beaker on a heating plate heated to a temperature of 150 ° C and poured over
The amount of etching solution is sufficient to ensure that the subassembly is completely immersed in the solution. The solution etching the component housing is a mixture of concentrated sulfuric acid and hydrogen peroxide (30%) in the proportion of 20: 1 or 10: 1. The etching process is carried out for 30 seconds to 1 minute at a temperature of 120 to 150 ° C. In the second process, the component is cleaned of digestive products. For this, it is transferred to an acetone beaker with the addition of a corrosion inhibitor and placed in an ultrasonic cleaner for 15 to 30 seconds. The corrosion inhibitor used is tolytriazole in the amount of 2 to 10 mg / dm 3 of acetone. Both processes are carried out alternately until the tested internal elements of the subassembly are exposed.
The advantage of this solution is that the decapsulation of electronic components is performed without the need for preliminary preparation of the component and without the use of expensive devices.
