半導体製造装置
技術分野
この発明は、 CVD法によりウェハ上に膜形成を行うための、 連 続式の g動化された半導体製造装置に関する。 背景技術
従来、 量産規模での CVD法による膜形成に関しては、 主に、
( 1 ) バッチ式 C VD装置
(2) 連続式 CVD装置
(ィ) コンベア式
(口) ウォーキングビーム式
( 3) マルチチャンバ式 CVD装置
が用いられている。
上記のバッチ式 CVD装置は、 量産性は高いが、 ウェハの大口径 化やウェハの個々の製造管理に基づくプロセスの精密化には適して いない。 また、 処理速度が遅いためスループッ トが必ずしも大きく ならない。
また、 第 1 1図 (c) に示すマルチチャンバ式 CVD装置は、 主 として減圧下での膜形成に用いられ、 各チャンバが独立して設けら れているため、 種々の異なる処理が可能で、 フレキシビリティーが 高いが、 スループッ トはかなり低い。
従って、 ウェハの大口径化ゃ高いスループッ ト等を必要とする場 合には、 連続式 CVD装置が本来有利である。
第 1 0図 (a) は、 コンベア式の連続式 CVD装置を示し、 主と して常圧下での膜形成に用いられる。 図中符号 1はコンベアベルト. 2はウェハ上に膜を形成する領域となっているコンべアベルト 1の 下にコンベアベルト 1 とは分離され、 かつ固定されて設けられたヒ 一夕、 3はウェハ上に膜を形成する領域となっているコンべアベル
ト 1の上に設けられたガス分散具、 4 a , 4 bはそれぞれローダ部, アンローダ部のカセッ トステーションである。 このような装置では- ウェハはコンペアベルト 1の上に載せられ順送りされる。 そして、 ヒータ 2はコンべアベルト 1の下に固定して設置されているので、 ウェハは間接的に輻射加熱される。
また、 第 1 0図 (b ) はウォーキングビーム式の連続式 C V D装 置を示し、 主として減圧下でのプラズマ C V D法等による膜形成に 用いられる。 図中符号 5はチヤ ンバ、 6 a〜6 hはヒータを具備す る複数のウェハ載置台で、 基台 1 1に固定されている。 7 a〜 7 h はウェハを保持して回転軸の周りに回転可能な 8本のウォーキング ビーム、 8 a , 8 bはゲートバルブ、 9はゲートバルブ 8 aを介し てチヤンバと連接されたロードロツクチャンバ、 1 0はゲートバル ブ 8 bを介してロードロツクチャンバ 9と連接されたカセッ トチヤ ンバである。
このような装置を用いて次のように膜形成を行う。 即ち、 まず、 ロードロックチヤンバ 9からチヤンバ 5内のウェハ載置台 6 aにゥ ェハを載置し、 ウェハ載置台 6 a下のヒータにより所定の温度に加 熱する。 次いで、 ウェハ載置台 6 a上のウェハに膜の形成を行った 後、 ウォーキングビーム 7 aによりウェハを保持し、 次の膜形成を 行うところのウェハ載置台 6 bに移動 ·載置する。 このとき、 次の ウェハも口一ドロツクチャンバ 9からチヤンバ 5内のウェハ載置台 6 aに載置され、 ウェハ載置台 6 a下のヒータにより所定の温度に 加熱される。 そして、 ウェハ載置台 6 a , 6 b上のウェハに膜の形 成が行われる。
このようにして順次ウェハをチヤンバ 5内に導入し、 固定された ウェハ載置台 6 a〜 6 h上を順次移動させながら、 各ウェハ載置台 6 a〜 6 h上でヒータにより加熱 ·保温されたウェハ表面に膜形成 を連続的に行う。 従って、 各ウェハ載置台 6 a〜 6 h上を一回りす ると、 例えば、 多層の異なる種類の膜や所定の膜厚の単層の膜が形
成されることになる。
ところで、 上記の連続式 C V D装置は、
( 1 ) コンベア式については、 ウェハが移動し、 かつヒー夕 2が固 定されているので、 ウェハの温度測定が難しく、 しかもコンペアベ ルト 1下のヒー夕 2はコンベアベルト 1からある程度離れて設置さ れているので、 ウェハの温度を精密に制御することができないとい う問題がある。
( 2 ) ウォーキングビーム式についても、 ウェハの移動中はウェハ がウェハ載置台 6 a〜 6 hから離れるので、 ウェハの温度が下がる ことは避けられない。 従って、 膜形成途中で温度サイクルを受ける ことになり、 形成された膜に歪みが残る場合があるという問題があ る。 また、 一のウェハ載置台 6 aから次のウェハ載置台 6 bに移動 したときにウェハ温度を所定の温度になるように再度加熱する必要 があるため、 ウェハ温度の安定に時間がかかり、 その調整が複雑に なるという問題がある。
この問題を解決するために、 ヒータを具備するウェハ保持具を固 定し、 ガス分散具を移動させることが考えられるが、 ウェハが移動 しないので、 連続してウェハを処理することができなくなるという 問題がある。
本発明は、 かかる従来の問題点に鑑みてなされたもので、 ウェハ の温度を所定の温度に保持したままでウェハの移動が行え、 かつゥ ェハ個々の製造管理や、 異なる種類の多層膜形成が可能な半導体製 造装置を提供することを目的とするものである。 発明の開示
本発明は、 第 1 に、 ウェハ載置面を具備するウェハ保持具と、 前 記ウェハ載置面が一平面上、 円周方向に回転するように該ウェハ保 持具を保持する回転軸と、 前記ウェハ保持具のウェハ載置面と対向 するように、 かつ該ウェハ保持具と分離して設けられたガス分散具
とを有し、 前記ウェハ保持具がヒータを具備し、 該ヒータと電気的 に接铙された第 1の対の電極が前記回転軸に設けられ、 かつ電源と 接続された第 2の対の電極が前記回転軸の回転が妨げられないよう に前記第 1の対の電極と接触された状態で設けられている。 即ち、 ウェハ保持具がヒータを具備し、 該ヒータと電気的に接続された第 1の対の電極がウェハ保持具を回転させる回転軸に設けられ、 電源 に接続された第 2の対の電極が前記回転軸の回転が妨げられないよ うに対応する前記第 1の対の電極と接触されている。 これにより、 ヒータに電力を供給しながらヒータをウェハとともに移動すること ができるので、 所定の温度にゥェハ温度を保持したままでウェハの 移動が可能となる。 従って、 最初に所定の温度にウェハ温度を設定 しておけば、 膜形成が終わるまでウェハの温度を再調整する必要が ないので、 ウェハ温度が安定し、 膜形成の温度の精度を向上するこ とができる。
第 2に、 前記ウェハ保持具は円扳状の形状を有し、 かつ前記円板 の板面上、 前記回転軸を中心とする円周に沿ってウェハ載置面を複 数有する。 これにより、 所謂無限軌道上をウェハを移動させること ができるので、 連続的に、 或いは間欠的に膜形成を行うことができ、 高いスループッ トを維持することができる。
第 3に、 前記ウェハ保持具は、 互いに分離されて設けられた複数 のウェハ載置台からなり、 かつ該ウェハ載置台は前記一平面上、 前 記回転軸を中心とする円周に沿ってウェハ載置面を有する。 これに より、 ウェハ個々の製造管理や、 異なる種類の多層膜形成が可能に なり、 フレキシビリティのある膜形成を行うことができる。
第 4に、 第 3の発明に記載の半導体製造装置は、 保持されている 位置のウェハ載置面に垂直な軸を中心にウェハ保持具を回転運動さ せる手段、 又は該軸を中心とする円の半径方向にウェハ保持具を直 線運動させる手段を有している。 即ち、 ウェハ載置台は、 保持され ている位置のウェハ載置面に垂直な軸を中心に回転運動し、 又は該
軸を中心とする円の半径方向に直線運動する。 これにより、 1つの ガス放出面内で反応ガスの供給に偏りがある場合でも、 ウェハへの 反応ガスの供給が均一化されるので、 膜厚及び膜質の均一な膜をゥ ェハ上に形成することができる。
第 5に、 前記ガス分散具は、 互いに分離されて設けられた複数の ガス放出器からなり、 該各ガス放出器に対して各々独立に反応ガス を供給する手段を有している。 これにより、 ウェハ保持具のウェハ 載置台が複数、 かつ互いに分離されて設けられた場合と同じように、 ウェハ個々の製造管理や、 異なる種類の多層膜形成が可能になる。 図面の簡単な説明

発明を実施するための最良の形態
以下、 図面を参照しながら本発明の実施例について説明する。 ( 1 ) 第 1の実施例
第 1図及び第 2図は本発明の第 1の実施例の C V D装置の全体の 構成について説明する構成図で、 第 1図は側面図、 第 2図は回転軸 に設けられた、 ヒータに電力を供給する電気的接点の詳細を示す斜 視図である。
第 1図において、 1 4はウェハを半導体製造装置のローダ Zアン ローダ部 1 5に搬送したり、 ローダ Zアンローダ部 1 5から搬出し たりするロボッ トで、 回転移動や上下移動が可能となっている。 1 5は C V D装置のローダ Zアンローダ部で、 搬送されたウェハを設 置されているエレベータ 3 7に載置し、 エレベータ 3 7を上下 ·回 転移動させて、 ウェハを個別ウェハ保持具 13 eのウェハ載置面に載 置したり、 膜形成の終わったウェハをウェハ載置面から離脱したり する。
1 3はウェハ保持具で、 不図示の排気装置と接続されている吸引 口 1 8や窒素ガスの導入口 1 9 とパイプ状のアーム 2 0を介して導 通しているチャックにより、 ウェハをウェハ載置面に固定したり、 固定されたウェハをウェハ載置面から離脱させたりする。 また、 ゥ ェハ載置台 1 3にはヒータが埋め込まれ、 載置されたウェハの加熱 •保温を行う。 2 1は、 ウェハ保持具 1 3 と一体化された回転軸で、 各ウェハ保持具 1 3はアーム 2 0により回転軸 2 1 と固定されてい る。 そして、 回転軸 2 1を回転することによりウェハ保持具 1 3の ウェハ載置面を含む一平面上で回転軸 2 1の回りにウェハ載置面が 回転するようになっている。
1 2は、 ウェハ保持具 1 3のウェハ載置面と対向するように設け られたガス分散具で、 ウェハ保持具 1 3 とは分離して設けられ、 装 置の基台 2 6に固定されている。 この基台 2 6の中心部には、 一端 にウェハ保持具 1 3を保持している回転軸 2 1が回転可能なように
取り付けられ、 回転軸 2 1の他端は基台 2 6内部に収納されている ( 2 7は、 回転軸 2 1を回転させるモータで、 例えば、 ダイレク ト ドライブモー夕、 2 8はウェハ保持具 1 3の保持されている位置を 基準にして回転軸 2 1を中心とする放射方向にウェハ保持具 1 3を 一定周期で往復直線運動させるためのオシレーションュニッ 卜で、 往復直線運動に従ってアーム 2 0の接続部 3 6が伸び縮みするよう になっている。 2 9は、 回転軸 2 1の他端に設けられた、 吸引口 1 8 と導入口 1 9 とを切り換えるソレノィ ドバルブに電気信号を伝達 するスリ ップリ ング、 3 0はヒータの温度測定用のサ一モカップル の信号を取り出すためのスリ ップリ ングである。 3 1 は回転軸 2 1 と共に回転するウェハ保持具 1 3のヒータに直流又は交流の電力を 供給するための不図示の電源と接続された集電子 3 2と接触してい るスリ ップリングで、 このスリ ップリ ング 3 1 は更に、 図 2に示す ように、 回転軸 2 1 に固定されて回転軸 2 1 とともに回転する一対 のスリ ップリ ング (第 1の対の電極) 34 a , 34 bの正,負の極性と 対応するように接触している一対の集電子 (第 2の対の電極) 35 a, 35 bに接続'されている。 なお、 ヒータが個別に多数設けられている 場合には、 各ヒ一タに対応させて対のスリ ップリ ング 3 4を回転軸 2 1 に多数設けることもできる。 また、 何れのスリ ップリ ング 2 9, 3 0 , 34 a , 34 bも回転軸 2 1の回転を妨げないように口一夕リコ ネクタが用いられている。
以上のような本発明の第 1の実施例の C V D装置によれば、 ゥェ ハ保持具 1 3がヒータを具備し、 該ヒ一夕と接続され、 回転軸 2 1 とともに回転する対のスリ ップリ ング 34 a, 34 bに、 電源に接続さ れた対の集電子 35 a , 35 bが回転軸 2 1の回転が妨げられないよう に接触されている。
従って、 所謂無限軌道上をウェハを移動することができるので、 連続的に、 或いは間欠的に膜形成を行うことができ、 高いスループ ッ トを維持することができる。 また、 ヒータに電力を供給しながら
ヒータをウェハとともに移動することができるので、 最初に所定の 温度にウェハ温度を設定しておけば、 膜形成が終わるまでウェハの 温度を再調整する必要がない。 従って、 ウェハ温度が安定し、 膜形 成の温度の精度を向上することができる。

第 3図〜第 5図は、 本発明の第 2の実施例のガス分散具 1 2ノウ ェハ保持具 1 3及びその周辺部の構成について説明する構成図で、 第 3図 (a) , (b) は第 7図 (a) の個別ガス分散具 12a Z個別 ウェハ保持具 13 a及びその周辺部を示す図、 第 4図は個別ウェハ保 持具 13aの上面図、 第 5図は個別ガス分散具 12aの上面図である。 第 3図 (a) , (b) において、 16a〜16f は第 7図 (a) に示 す個別ウェハ保持具 13aの互いに分離されたウェハ載置台で、 不図 示の排気装置と接続されている第 1図の吸引口 1 8や窒素ガスの導 入口 1 9とパイプ状のアーム 20 a〜20f を介して導通しているチヤ ックにより、 ウェハをウェハ載置面に固定したり、 固定されたゥェ ハをウェハ載置面から離脱したりする。
また、 各ウェハ載置台 16a〜16f には個別にヒータが埋め込まれ- 各ヒータに独立して電力を供給し、 各ウェハ載置台 16a〜16f に載 置されたウェハの加熱 ·保温を個別に行うことができるようになつ ている。 また、 各ウェハ載置台 16a〜16f はアーム 20a〜20f によ り回転軸 2 1 と固定されている。 そして、 回転軸 2 1を回転するこ とにより各ウェハ載置台 16 a〜16f のウェハ載置面を含む一平面上 で回転軸 2 1の回りにウェハ載置面が回転するようになっている。
17b〜17f は、 ウェハ載置台 16a〜16f のウェハ載置面と対向す るように設けられたガス放出器で、 ウェハ載置台 16a〜16f とは分 離して設けられ、 第 1図の基台 2 6に固定されている。 また、 各ガ ス放出器 17b〜17iは、 第 3図 (b) のガス放出器 17f に代表して 示すように、 ウェハに反応ガスを供給するガスシャヮ一 22b〜22i と、 反応の終わったガスを収集するガス収集具 23b〜23iとを有し、 ガスシャワー 22b〜22f に反応ガス導入口 24b〜24ίが接続され、 ガス収集具 23b〜23f にガス排出口 25b〜25iが接続されている。 また、 電源と接続されている第 1図のスリ ップリ ング 3 1は、 回 転軸 2 1に設けられて回転軸 2 1 とともに回転するスリ ップリ ング (第 1の対の電極) 34a, 34bの正 ·負の極性と対応するように接
触している一対の集電子 (第 2の対の電極) 35a, 35bに接続され ている。 なお、 第 3図 (a) では 1つのウェハ載置台 16aのヒータ と接続しているスリ ップリング 34a, 34bのみ図示しているが、 回 転軸 2 1 には他のウェハ載置台 16b〜16f のヒータと接続している スリ ップリ ングも設けられている。 まだ、 何れのスリ ップリ ング 2 9, 3 0, 34a, 34bも回転軸 2 1の回転を妨げないように電気接 点部に口一タリコネクタが用いられている。
更に、 第 4図において、 28a〜28f は基台 2 6とは分離して設け られ、 回転軸 2 1の回転とともに回転するオシレーションュニッ ト で、 このオシレーシヨンュニッ ト 28a〜28f はそれぞれ回転軸 2 1 を中心とする放射方向のウェハ載置台 16a〜16 f の運動であって、 ウェハ載置台 16a〜16f の保持されている位置を中心とする往復直 線運動を行わせる。 なお、 ウェハ載置台 16aの位置は、 第 1図に示 すように、 エレベータ 3 7が設置されたローダノアンローダ部 1 5 となっており、 ロボッ ト 1 4からウェハ 3 3の受渡しが行われ、 膜 形成は行われない。
また、 第 5図において、 17b〜17f は第 4図のウェハ載置台 16a 〜16f と対向するように設けられたガス放出器で、 回転軸 2 1を中 心とする円周に沿って固定されて設けられ、 各ガス放出器 17b〜17 f のガス放出部は回転軸 2 1を中心とする放射方向に直角の方向の 複数のスリ ッ トに分割されて設けられている。
以上のような第 2の実施例の半導体製造装置においては、 ウェハ 載置台 16a〜16f やガス放出器 17b〜17f を複数、 かつ互いに分離 して設けることによりウェハ個々の製造管理や、 異なる種類の多層 膜形成が可能になる。
また、 各ウェハ載置台 16a〜16f が、 スリッ ト状のガス放出部の 並びに対して直角方向に一平面上を個々に往復直線運動するように なされているので、 1つのガス放出器 17b, '··, 又は 17ίのガス放 出面内で反応ガスの供給に偏りがある場合でも、 ウェハへの反応ガ
スの供給が均一化され、 膜厚及び膜質の均一な膜をウェハ上に形成 することができる。
なお、 上記の第 2の実施例ではフヱースダウンのウェハ載置面を 有しているが、 第 4の実施例として第 8図 ( e ) に示すフェースァ ップのウェハ載置面を有しているものについても適用できる。
次に、 上記の個別ガス分散具 12aZ個別ウェハ保持具 13aを有す る、 第 1図に示す CVD装置を用いてウェハ上に 2層の絶縁膜を形 成する方法について第 1図〜第 4図, 第 9図 ( c ) を参照しながら 説明する。 この場合、 第 9図 ( c ) に示すように、 個別ウェハ保持 具 13 aが回転軸 2 1の回りを一回りする間に所定膜厚の C VDSi02 膜 ZP S G膜の 2層の絶縁膜がウェハ 3 3上に形成されるようにな つている。 なお、 第 9図 ( c ) において、 Aはウェハ 3 3上に形成 される C VDSi02膜の所定の膜厚を示し、 Bは P S G膜の所定の膜 厚を示す。
まず、 カセッ トステーションからロボッ ト 1 4により第 1 のゥェ ハ 3 3をローダ Zアンローダ部 1 5に搬送し、 エレべ一夕 3 7に載 置する。
次いで、 エレベータ 3 7を上昇させて、 第 3図 ( a) に示すゥニ ハ載置台 16aのウェハ載置面に第 1のウェハ 3 3を接触させるとと もに、 吸引口 1 8から排気し、 ウェハ載置台 16 aのチヤックと対応 するスリ ップリ ング 2 9に信号を送り、 ソレノィ ドバルブを開いて チャックにより第 1のウェハ 3 3をウェハ載置面に載置 ·固定する。 このとき、 各ウェハ載置台 16a〜16f のヒータと対応する集電子 35 a, 35 b , …を介してすベてのウェハ載置台 16a〜16 f のヒ一夕に 電力を供給し、 すべてのウェハ載置台 16 a〜16f のウェハ載置面の 温度を約 350 でに保持する。
次に、 第 1のウェハ 3 3の温度が約 350 °Cに達した後、 回転軸 2 1 を回転し、 ガス放出器 17 f の直上の位置にウェハ載置台 16 aを停 止すると同時に、 ガスシャヮ一 22 f から反応ガスとして T E 0 S—
03 の混合ガスを放出する。 このとき、 Si02膜の成長レートは約 20 00Aとなり、 約 1分間この状態を保持することにより、 目標とする 膜厚の約 1 Z2の膜厚の約 2000Aの Si02膜が第 1のウェハ 3 3上に 形成される。 また、 膜形成の間中、 オシレーションュニッ ト 28 aに よりウェハ載置台 16aは保持された位置を中心として放射方向に直 線往復運動を行っているので、 第 1のウェハ 3 3上への反応ガスの 供給が均一化され、 形成された Si02膜の膜厚や膜質が均一になる。 なお、 この間、 上記と同様にして第 2のウェハをローダ Zアンロー ダ部 1 5に位置するウェハ載置台 16bに載置し、 第 2のウェハの温 度を約 350 °Cに加熱しておく。
次に、 回転軸 2 1を回転し、 ガス放出器 17f , 17eの直上の位置 にそれぞれウェハ載置台 16b, 16aを停止する。 このとき、 第 2の ウェハは既に約 350 での温度に達しているため、 直ちに膜形成を開 始することができる。 従って、 直ちに、 ガスシャワー 22f , 22e力、 ら反応ガスとして TEOS— 03 の混合ガスを放出し、 約 1分間こ の状態を保持すると、 第 1のウェハ 3 3上には目標とする膜厚の約 4000Aの Si02膜が形成され、 また、 第 2のウェハ上には目標とする 膜厚の約 1 Z2の膜厚の約 2000Aの Si02膜が形成される。 なお、 こ の間、 上記と同様にして第 3のウェハをローダ アンローダ部 1 5 に位置するウェハ載置台 16cに載置し、 第 3のウェハの温度を約 35 0 でに加熱しておく。
次いで、 回転軸 2 1を回転し、 ガス放出器 17f , 17e, 17dの直 上の位置にそれぞれウェハ載置台 16c, 16b, 16aを停止する。 こ のとき、 第 3のウェハは既に約 350 °Cの温度に達しているため、 直 ちに膜形成を開始することができる。 従って、 直ちに、 ガスシャヮ -22 f , 22e, 22dから反応ガスとして TE 0 S— 03 及び TMP 0の混合ガスを放出し、 約 1分間この状態を保持すると、 第 1のゥ ェハ 3 3上には目標とする膜厚の約 1 / 3の膜厚の約 2000Aの P S G膜が形成され、 また、 第 2のウェハ上には目標とする膜厚の膜厚
の約 4000人の Si 02膜が形成され、 更に、 第 3のウェハ上には目標と する膜厚の約 1 / 2の膜厚の約 2000 Aの Si 02膜が形成される。
このようにしてウェハをウェハ載置台 16 d〜16 f にセッ トして次 々にウェハを送り、 ウェハ上に Si 02膜 Z P S G膜の 2層の絶縁膜を 形成していく。 そして、 再び第 1のウェハ 3 3が回転軸 2 1の回り を一回りしてローダノアンローダ部 1 5に帰ってきたときに第 1の ウェハ 3 3上には目標とする膜厚の Si02膜/ P S G膜が形成されて いる。 この間ウェハの温度は常- 二一定の温度に保持されているので、 膜形成のためのウェハの温度の安定性は極めて良い。
次いで、 エレベータ 3 7を上昇し、 ウェハ載置台 16 aのチャック と対応するスリ ップリ ング 2 9に信号を送って、 吸引口 1 8のソレ ノィ ドバルブを閉じるとともに、 窒素ガスの導入口 1 9のバルブを 開けて窒素ガスをチヤックに送ると第 1のウェハ 3 3がウェハ載置 面から離脱して、 エレベータ上に載置される。 次に、 ロボッ ト 1 4 により第 1のウェハ 3 3をカセッ トステーションに搬出する。 この ようにして、 次々に所定膜厚の Si 02膜 Z P S G膜がウェハ上に形成 されてカセッ トステーションに蓄積されていく。
以上のように、 第 2の実施例の半導体装置の製造方法を用いた Si 02膜の作成方法によれば、 実質的に口一ド Zアンロードの時間が不 要となるので、 高いスループッ トを維持することができる。
また、 ウェハ載置台 16 a〜16 iやガス放出器 17 b〜17 f を複数、 かつ互いに分離して設けることによりウェハ個々の製造管理が可能 に る。
更に、 複数のウェハ載置台 16 a〜16 f 力 保持されている各々の 位置を中心に前記一平面上を個々に直線往復運動するようになされ ているので、 反応ガスの供給に偏りがある場合でも、 ウェハへの反 応ガスの供給が均一化される。 また、 ヒ一夕をウェハとともに移動 させているので、 ウェハ温度が常に一定に保持され、 温度の安定性 がよい。 これにより、 膜厚及び膜質の均一な膜をウェハ上に形成す
ることができる。
なお、 上記の半導体装置の製造方法においては、 2種類の反応ガ スを用いて 2層の絶縁膜を形成しているが、 第 9図 (a ) に示すよ うに、 所定のガス放出器 17 b〜17 iに 1種類の反応ガスを流し、 ゥ ェハがー回りする間に単一の膜をウェハ上に形成することも可能で める。
また、 第 9図 (b ) に示すように、 すべてのウェハ載置台 16 a〜 16 f に予めウェハをセッ トした後、 1種類の反応ガスを用いてゥェ ハ 4 0〜4 4上に同時に膜形成を行うようなバッチ式に類似の方法 により単一の膜の形成を行うことも可能である。
- (口) 第 3の実施例
第 6図は、 第 1図の C V D装置に用いられる、 本発明の第 3の実 施例のガス分散具 Zウェハ保持具の構成の詳細について説明する構 成図で、 第 7図 (b ) に示す一括ガス分散具 12b Z—括ウェハ保持 具 13 bの組合せを有する。
第 6図において、 13bは円扳状のウェハ保持具で、 ウェハ保持具 13 bは円板の中心部で回転軸 2 1に固定され、 回転軸 2 1の周りの 円板面が複数のウェハを載置することができるウェハ載置面となつ ており、 ウェハがフェースダウンの形で載置される。 このウェハ載 置面の上部に ^のヒータが回転軸2 1を囲むように埋め込まれ、 分割されていない。 そして、 これらのウェハ載置面のウェハは、 ヒ 一夕により加熱 '保温される。 12 bは回転軸 2 1やウェハ保持具 13 bと分雜されて装置の基台 2 6に固定され、 かつウェハ保持具 13 b のウェハ載置面に対向するように設けられた円板状のガス分散具で、 ウェハ載置面に対向する領域にガス放出部として回転軸 2 1を中心 とする放射状のスリ ッ トが設けられている。 なお、 ガス放出部から 放出された反応ガスを収集するために、 ガス放出部を囲むようにガ ス放出部の周辺部には第 3図 (b ) に類似のガス収集具が設けられ ている。 また、 1 4はローダ Zアンローダ部 1 5のところにきたゥ
ェハ保持具 13bのウェハ載置面にウェハを載置したり、 ローダ Zァ ンローダ部 1 5の位置にきたウェハ保持具 13bのウェハ載置面から ウェハを離脱させたりするためのロボッ トである。
以上のように、 本発明の第 3の実施例の半導体製造装置において は、 実質的にロード アンロードの時間が不要となるので、 高いス ループッ トを維持することができる。
また、 ヒータをウェハとともに移動させることができるので、 ゥ ェハの温度が常に一定に保持され、 温度の安定性がよい。 これによ り、 膜厚及び膜質の均一な膜をウェハ上に形成することができる。 なお、 上記の第 3の実施例ではフヱースダウンのウェハ載置面を 有しているが、 第 5の実施例として第 8図 ( ί ) に示すフヱ一スァ ップのウェハ載置面を有しているものについても適用できる。
次に、 上記の C VD装置を用いてウェハ上に単一の C VDSi02膜 を形成する方法について第 1図, 第 2図, 第 6図, 第 9図 (b) を 参照しながら説明する。 この場合、 第 9図 (b) に示すように、 予 め複数のウェハを同時にウェハ保持具 13bに載置しておき、 ウェハ 保持具 13bが回転軸の回りを一回りする間に所定膜厚の単一の CV DSi02膜が形成されるようになっている。 即ち、 バッチ処理類似の 膜形成方法となる。 なお、 第 9図 (b) において、 Aは CVDSi02 膜の目標とする膜厚を示す。 また、 本実施例ではオシレーシヨンュ ニッ トを具備しない場合について説明する。
まず、 各ウェハ載置面のチヤックと対応するスリ ップリ ング 2 9 に信号を送り、 ソレノィ ドバルブを開いて吸引口 1 8から排気しな がら、 カセッ トステーションからロボッ ト 1 4により順次 5枚のゥ ェハ 4 0〜4 4をローダ Zアンローダ部に搬送してウェハ保持具 13 f のウェハ載置面に載置し、 チャックにより各ウェハ 4 0〜 4 4を ウェハ載置面に固定する。 更に、 ヒータに電力を供給し、 ウェハ載 置面のウェハ 4 0〜4 4を加熱する。
次に、 各ウェハの温度が約 350 °Cに達した後、 ガス分散具 12bの
ガス放出部から反応ガスとして TEOS— 03 の混合ガスを放出し、 ウェハの温度を約 350 でに保持したまま、 約 1分間で一周りするよ うな速度で回転軸 2 1を回転させる。 ところで、 膜形成レートを約 2000AZ分に設定しておぐと、 回転軸 2 1が 4周した後、 目標とす る膜厚約 8000Aの C VDSi02膜が各ウェハ 4 0〜4 4上に均一に形 成される。
次いで、 ガス分散具 12bに供給する反応ガスを停止した後、 上記 のウェハ 4 0〜4 4の載置と逆の手続きにより順次ウェハ 4 0〜4 4をウェハ保持具 13bから取り外す。 即ち、 ウェハ保持具 13bのチ ャックと対応するスリッビング 2 9に信号を送って、 吸引口 1 8の ソレノィ ドバルブを閉じるとともに、 窒素ガスの導入口 1 9のバル ブを開けて窒素ガスをチヤックに送り、 各ウェハ 4 0〜4 4をゥェ ハ載置面から餱脱し、 ロボッ ト 1 4により順次カセッ トステーショ ンに搬出する。 このようにして、 一度に所定膜厚の C VDSi02膜を ウェハ 4 0〜4 4上に形成することができる。
以上のように、 第 3の実施例の C VD装置を用いた C VDSi02膜 の作成方法によれば、 ロード アンロードの時間が必要なので、 ス ループッ トは制限されるが、 反応ガスの供給配管やヒータへの電力 供給も 1系統で済むので、 装置の操作ゃメンテナンスが容易に行え o
また、 ヒータをウェハとともに移動させているので、 ウェハ温度 が常に一定に保持され、 温度の安定性がよい。 これにより、 膜厚及 び膜質の均一な膜をウェハ上に形成することができる。
なお、 上記の半導体装置の製造方法においては、 ウェハ保持具 13 bのすベてのウェハ載置面に予めウェハ 4 0〜4 4をセッ トした後、 ウェハ 4 0〜4 4上に同時に膜形成を行うようなバッチ式に類似の 方法により膜形成を行っているが、 第 9図 (a ) に示すように、 ゥ ェハを順次ウェハ保持具 13bにセッ トしてウェハが回転軸 2 1の回 りを一回りする間に所定の膜厚の膜形成を行うことも可能である。
また、 第 6〜第 9の実施例として第 2及び 3の実施例のガス分 散具やウェハ保持具を組み合わせて第 7図 (c) , (d) , 第 8図 (g) , (h) に示す一括ガス分散具 12c, 12gZ個別ウェハ保持 具 13c, 13g, 個別ガス分散具 12d, 12hZ—括ウェハ保持具 13d, 13hとすることも可能である。 このようにすることにより各種の膜 形成に適応した方法により膜形成を行うことが可能である。
更に、 上記の実施例では半導体製造装置を常圧下での膜形成に適 用しているが、 プラズマ CVD法等による減圧下での膜形成にも適 用が可能である。 産業上の利用可能性
以上のように、 本発明にかかる半導体製造装置は、 連続式の自動 化された CVD装置等の膜形成装置として有用である。 特に、 ゥェ ハの移動中のウェハ温度の変動を防止して連続して膜形成を行い、 かつウェハ個々の製造管理や、 異なる種類の多層膜形成を行うのに 敵している。

Claims
請 求 の 範 囲 . ウェハ載置面を具備するウェハ保持具と、 前記ウェハ載置面が 一平面上、 円周方向に回転するように該ウェハ保持具を保持する 回転軸と、 前記ウェハ保持具のウェハ載置面と対向するように、 かつ該ウェハ保持具と分離して設けられたガス分散具とを有し、 前記ウェハ保持具はヒータを具備し、 該ヒータと電気的に接続 された第 1の対の電極は前記回転軸に設けられ、 かつ電源と接続 された第 2の対の電極が前記回転軸の回転が妨げられないように 前記第 1の対の電極と接触された状態で設けられていることを特 徵とする半導体製造装置。
. 前記ウェハ保持具は円扳状の形状を有し、 かつ前記円板の板面 上、 前記回転軸を中心とする円周に沿ってウェハ載置面を複数有 することを特徴とする請求項 1記載の半導体製造装置。
. 前記ウェハ保持具は、 互いに分離されて設けられた複数のゥェ ハ載置台からなり、 かつ該ウェハ載置台は前記一平面上、 前記回 転軸を中心とする円周に沿ってウェハ載置面を有することを特徵 とする請求項 1記載の半導体製造装置。
. 請求項 3記載の半導体製造装置は、 保持されている位置のゥェ ハ載置面に垂直な軸を中心にウェハ載置台を回転運動させる手段、 又は該軸を中心とする円の半径方向にウェハ載置台を直線運動さ せる手段を有することを特徴とする半導体製造装置。
. 前記ガス分散具は、 互いに分離されて設けられた複数のガス放 出器からなり、 かつ該各ガス放出器に対して各々独立に反応ガス を供給する手段を有することを特徴とする請求項 1〜請求項 4の いずれかに記載の半導体製造装置。
