Abstract

本発明は、有機双安定材料を2つの電極間に配置したスイッチング素子であって、オン電流とオフ電流との比が大きく、かつ、しきい電圧が高く、ばらつきが少ない素子を提供する。 少なくとも2つの電極間に、印加される電圧に対して2種類の安定な抵抗値を持つ有機双安定材料からなる有機双安定材料層を配置してなるスイッチング素子において、前記有機双安定材料層と、少なくとも一方の前記電極との間に、有機材料層を設ける。この有機材料層には、導電性の微粒子が分散されていることが好ましい。

Description

明 細 書 スィツチング素子 技術分野
本発明は、 有機 E Lディスプレーパネルの駆動用スイッチング素子や、 高密度メ モリ等に利用される、 有機双安定材料を 2つの電極間に配置したスィツチング素子 に関する。 背景技術
近年、 有機電子材料の特性は目覚しい進展をみせている。 特に、 材料に電圧を印 加していくと、 ある電圧以上で急激に回路の電流が増加してスイッチング現象が観 測される、 いわゆる有機双安定材料は、 有機 E Lディスプレーパネルの駆動用スィ ツチング素子や、 高密度メモリなどへの適用が検討されている。
図 8には、 上記のようなスイッチング挙動を示す有機双安定材料の、 電圧一電流 特性の一例が示されている。
図 8に示すように、 有機双安定材料は、 高抵抗特性 5 1 ( o f f 状態) と、 低抵 抗特性 5 2 ( o n状態) との 2つの電流電圧特性を持つものであり、 あらかじめ Vb のバイアスをかけた状態で、 電圧をしきい値電圧(Vth2)以上にすると、 o f f 状態 から o n状態へ遷移し、 別のしきい値電圧(Vthl)以下にすると、 o n状態から o f f 状態へと遷移して抵抗値が変化する、 非線形応答特性を有している。 .
つまり、 この有機双安定材料に、 Vth2以上、 又は Vthl以下の電圧を印加するこ とにより、 いわゆるスイッチング動作を行なうことができる。 ここで、 Vthl、 Vth2 は、 パルス状の電圧として印加することもできる。
このような非線形応答を示す有機双安定材料としては、 各種の有機錯体が知られ ている。 例えば、 R.S.Potember等は、 Cu— TCNQ (銅ーテトラシァノキノジメタ ン) 錯体を用い、 電圧に対して、 2つの安定な抵抗値を持つスイッチング素子を試 作している (R.S.Potember et al. Appl. Phys. Lett. 34, (1979) 405) 。
また、 熊井等は、 K— TCNQ (カリウムーテトラシァノキノジメタン) 錯体の単 結晶を用い、非線形応答によるスイッチング挙動を観測している (熊井等 固体物理 35 (2000) 35) 。
更に、 安達等は、 真空蒸着法を用いて Cu— TCNQ錯体薄膜を形成し、 そのスィ ツチング特性を明らかにして、 有機 E Lマトリックスへの適用可能性の検討を行な つている (安達等 応用物理学会予稿集 2 0 0 2年春 第 3分冊 1236) 。
また、 上記のような 2成分からなる電荷移動錯体に対して、 Yang らは、 極めて 薄い A1膜を 2—アミノー 4 , 5—イミダゾールージカーボ二トリルの薄膜で挟む ことにより、 単一成分からなる有機膜で上記電荷移動錯体と同様なスィッチング特 性を得ている(Yang Yang et al. Appl. Phys. Lett. 80, (2003) 362)。この構成では、 それぞれが単一成分からなる薄膜であるため、 従来の 2成分系である電荷移動錯体 と比較して、 組成制御性が格段に改善されている。
しかしながら、 上記のような単一分子からなる有機材料を用いたスィツチング素 子にも以下の問題点があった。
即ち、図 8に示される o f f 状態から o n状態への転移が起こる電圧 Vth2値に大 きなばらつきが生じ、 特性が安定しないことである。 ばらつきの要因は未だ明らか ではないが、 有機材料膜と金属電極との界面に微細な凹凸があり、 o f f 状態から o n状態への転移が起こる際にはそこでの電界集中により電荷が有機材料膜へ注入 されると考えられる。 このとき、 界面の凹凸は電極、 有機材料膜の平坦度で定まる 、微細な凹凸については制御が困難なため、必然的に Vth2値にばらつきが生じて いるものと考えられる。
また、 このスイッチング特性を他の素子を駆動することに応用する場合、 有機双 安定素子には駆動される素子の動作電圧を超える Vth2値が要求される。 この値は、 例えば、 有機 E Lディスプレイパネルなどでは 1 0 V以上必要であるが、 上記の従 来のスイッチング素子においては Vth2値は 3〜5 Vと低いという問題点があった。 加えて、 有機 E Lディスプレーパネルやメモリなどに応用する場合、 上記の双安 定材料は単純マトリタスの構成で用いられることが通常である。 このような単純マ トリタスの構成では、 絶縁性基板上 (通常はガラス基板が用いられる) に局所的に 電極がパターン形成され、 下地として絶縁性基板と電極とが交互に現れ、 上記の有 機双安定材料は異なった 2種類の物質上に、 例えば蒸着によって形成されることに なる。 ここで、 上記の有機双安定材料は電子供与基、 電子受容基の両方をもった分子量 の比較的小さな分子であり、 かつ分極が大きいために、 粒状に成長しやすいという 特徴がある。 このため、 金属電極上では小さな粒で緻密な膜を形成するものの、 特 に平坦でァモルファス構造をもったガラス基板上では大きな粒を形成しゃす 、。 このため従来の単純マトリクス構成では、 ガラス基板上の有機双安定膜が大きな 粒を形成するために、 電極に隣接しているガラス基板上の有機双安定膜の粒界に起 因する大きな漏れ電流が発生し、 これがオフ電流を大きくするのでスィツチングの オン電流とオフ電流の比が非常に小さくなるという問題点があった。
本発明は、 上記従来技術の問題点を鑑みてなされたもので、 有機双安定材料を 2 つの電極間に配置したスィツチング素子において、 Vth2値が大きくばらつきが少な い、 かつオン電流とオフ電流との比が大きい有機双安定素子を得ることを目的とす る。 発明の開示
すなわち、 '本発明のスイッチング素子は、 少なくとも 2つの電極間に、 印加され る電圧に対して 2種類の安定な抵抗値を持つ有機双安定材料からなる有機双安定材 料層を配置してなるスイッチング素子において、 前記有機双安定材料層と、 少なく とも一方の前記電極との間に、 有機材料層が設けられていることを特徴とする。 本発明のスイッチング素子によれば、 絶縁基板上に形成された、 n mオーダーの 凹凸を有する電極表面上の凹凸が有機材料層により平滑化されると共に、 有機双安 定材料層は表面粗さの小さい有機材料層上に一様に成膜されることとなるので、 均 一かつ緻密な有機双安定材料層が形成できる。
これによつて、 o f f 状態から o n状態に転移する際、 通常の双安定素子に印加 される電界は 1 0 7〜1 0 8 (V/m)であるが、 膜表面に凹凸がある場合はそこでの電 界集中によって局所的には更に電界が増加する。 この電界集中を制御することによ つて Vth2値の制御が可能となる。
また、 このような構成とすることにより、 従来のように絶縁性基板上と金属電極 上との境界に大きな結晶粒をつくることもない。 このために、 絶縁性基板上に局所 的に電極がパタ一ン形成されるような場合でも、 絶縁性基板と金属電極との境界に 発生する、 有機双安定材料層の大きな結晶粒の粒界に起因した漏れ電流がなくなる ので、 オフ電流を低減させることができ、 オン電流とオフ電流との比が大きなスィ ツチング素子を得ることができる。
本発明においては、 前記有機材料層に導電性の微粒子が分散されていることが好 ましい。
この態様によれば、有機材料層に、適度な導電機能を付加することができるので、 オン電流を大きくすることが可能になるという効果がもたらされる。
また、 本発明においては、 前記導電性の微粒子の平均粒径が 5 n m以下であり、 かつ、 前記有機材料層に接する電極の表面粗さ R a以上であることが好ましい。 この態様によれば、図 8におけるしきい値電圧 Vth2を安定化することが可能とな る。これは電界集中のばらつきを抑制することによって Vth2値のばらつきを小さく するものである。 すなわち、 この構成においては、 微粒子分散層中の金属微粒子が 電極の表面粗さ以上であるため、電界集中がそれらの金属微粒子で起こる。そして、 金属微粒子の形状、大きさは予め制御可能であるため、 Vth2値の制御が可能となる。 これにより安定した転移特性を実現することが可能となる。 一方、 微粒子径が 5 n m以下とすることで、 Vth2値を向上することができる。
また、 本発明においては、 前記導電性の微粒子が、 白金及び Z又はロジウムから なることが好ましい。
この態様によれば、 導電性微粒子が酸化されにくく、 大気中で安定に存在できる という効果がもたらされる。
また、 本発明においては、 前記有機材料層における、 前記有機双安定材料層側の 表面粗さ R aが 1 n m以下であることが好ましい。
この態様によれば、 有機双安定材料層において表面凹凸に起因した電界集中をな くすることができ、 その結果として Vth2値を向上することができる。
また、 本発明においては、 前記有機材料層を構成する有機材料が、 ポリカーボネ ート、 ポリエステル、 ポリビニールアルコール、 ポリスチレン、 ポリビニルピロリ ドン、 ポリイミ ド、 ポリアクリル酸、 ポリエチレンィミン、 テトラメチルアンモニ ゥム、 クェン酸より選択される少なくとも 1種であることが好ましい。
この態様によれば、 上記の化合物は大気中で安定であり、 かつスピンコート等、 塗布法が適用しゃすいので、 特に本発明に好適に用いることができる。 また、 本発明においては、 前記有機材料層が塗布法により成膜されたものである ことが好ましい。
この態様 よれば、 容易に電極表面を平滑化でき、 特に表面粗さ R aが 1 n m以 下の有機材料層の作成方法として好適である。
また、 本発明においては、 前記有機双安定材料が、 一つの分子内に、 電子供与性 の官能基と電子受容性の官能基とを有する化合物を少なくとも含有することが好ま しい。
この態様によれば、 有機双安定材料が 1成分系であるので、 従来の 2成分系から なる電荷移動錯体と比較して、 組成制御性を格段に向上することができる。 図面の簡単な説明

以下、 図面を用いて本発明を詳細に説明する。 図 1、 2は、 本発明のスィッチン グ素子の一実施形態及び他の実施形態を示す概略構成図である。 図 1に示すように、 このスイッチング素子は、 基板 1 0上に、 電極層 2 1 a、 双 安定材料層 3 0、 有機材料層 4 0、 電極層 2 1 bが順次積層された構成となってい る。
なお、 本発明におけるスイッチング素子の構成は、 図 1のような構成には限定さ れず、例えば、図 2に示すように、基板 1 0上に局部的に形成された電極層 2 1 a、 有機材料層 4 0、 双安定材料層 3 0、 電極層 2 1 bが順次積層された構成となって いてもよい。
まず、 上記のスィツチング素子を構成する材料について説明する。
基板 1 0としては特に限定されないが、 絶縁性を有する従来公知のガラス基板等 が好ましく用いられる。
電極層 2 1 a、 2 l bとしては、 アルミニウム、 金、 銀、 ニッケル、 鉄などの金 属材料や、 I T O、 カーボン等の無機材料、 共役系有機材料、 液晶等の有機材料、 シリコンなどの半導体材料などが適宜選択可能であり、 特に限定されない。
双安定材料層 3 0を構成する双安定材料としては、 一つの分子内に電子供与性の 官能基と、 電子受容性の官能基とを有する化合物を少なくとも含有する有機双安定 化合物が好適であるが、 それに限定されるものではなく、 双安定性を有する材料で あればよレ、。
このような有機双安定化合物としては、 ァミノイミダゾール系化合物、 ジシァノ 系化合物、 ピリ ドン系化合物、 ィミン系化合物、 キノン系化合物、 スチリル系化合 物、 スチルベン系化合物、 ブタジエン系化合物等の公知の化合物が挙げられるが、 特にそれに限定されることはない。
有機材料層 4 0としては、 基板 1 0上に形成されたナノメーター (n m) オーダ 一の凹凸を有する電極層の表面上の凹凸が平滑化される材料であればよく特に限定 されないが、例えば、ポリカーボネート、ポリエステル、ポリビニールアルコール、 ポリスチレン、 ポリビュルピロリ ドン、 ポリイミ ド、 ポリアクリル酸、 ポリエチレ ンィミン、 テトラメチルアンモニゥム、 クェン酸などの有機材料が好適に使用可能 である。
また、 有機材料層 4 0には導電性を有する微粒子を分散させることが好ましい。 導電性微粒子としては、 例えば、 白金、 ロジウム、 金、 銅やアルミ等の微粒子を用 いることができるが、 なかでも白金又はロジウムを用いることが好ましい。 また、 この導電性の微粒子の平均粒径が 5 n m以下であり、 かつ、 前記有機材料 層に接する電極の表面粗さ R a以上であることが好ましい。
これにより、電界集中のばらつきを抑制して図 8におけるしきい値電圧 Vth2のば らっきを小さくできる。 すなわち、 この構成においては、 微粒子分散層中の金属微 粒子が電極の表面粗さ以上であるため、 電界集中がそれらの金属微粒子で起こる。 そして、 金属微粒子の形状、 大きさは予め制御可能であるため、 しきい値電圧 Vth2 の制御が可能となる。 これにより安定した転移特性を実現することが可能となる。 例えば、 ガラス基板上に真空蒸着により成膜したアルミニウム電極膜の表面粗さ は、 通常、 表面粗さ (R a ) :!〜 3 n m程度の範囲にある。 粗さが小さいほど電界 集中が小さく Vth2値は大きくなり、 粗さが大きいほど Vth2値は小さくなる。 電極 膜表面粗さより大きな導電性粒子を当該有機材料膜中に分散した場合、 電界集中は 当該導電性粒子で大きくなる。 したがって、 導電性粒子径のばらつきを電極膜表面 粗さのばらつきより小さく抑制することにより、 Vth2値のばらつきを小さくするこ とができる。
例えば、 表面粗さ R aが 1〜3 n mのばらつきのあるアルミニウム電極面上に平 均粒径 4 ± 0 . 5 n mの金属微粒子を含む層を形成すると、 電界集中はこの金属微 粒子で起こるため、 Vth2値の絶対値は減少するが、 金属微粒子の大きさのばらつき を抑制することにより、 Vth2値のばらつきは小さく抑制されるものである。
一方、 微粒子径が 5 n mを超えて大きくなると、 Vth2値の減少が著しくなるので 好ましくない。
なお、 本発明における表面粗さ R aとは、 J I S— B O 6 0 1に規定される測定 値である。
次に、 上記のスイッチング素子の製造方法について説明する。
上記の電極層 2 1 a、 有機材料層 4ひ、 双安定材料層 3 0、 電極層 2 1 bは、 基 板 1 0上に順次薄膜として形成されることが好ましい。
電極層 2 1 a、 2 1 bの形成方法としては、 真空蒸着法等の従来公知の方法が好 ましく用いられ、 特に限定されない。 特に図 2に示すように基板 1 0上に局部的に 第 1の電極層 2 1 aを形成する場合には、 真空蒸着によってシャドウマスクを用い て真空下で基板 1 0上へマスク蒸着することが好ましいが、 これに限られず、 フォ トプロセス等、 従来公知の方法が用いられる。 双安定材料層 30の形成方法としては、 スピンコート法、 電解重合法、 化学蒸気 堆積法 (CVD法) 、 単分子膜累積法 (LB法) 、 ディップ法、 バーコート法、 ィ ンクジエツト法、 スクリーン印刷法等の有機薄膜の製法が用いられ特に限定されな いが、 上記の電極層と同じ真空蒸着法を用いることが好ましい。
蒸着時の基板温度は、 使用する電極材料及び双安定材料によって適宜選択される が、 電極層 2 1 a、 2 1 bの形成においては 0〜 1 50°Cが好ましく、 双安定材料 層 30の形成においては、 0〜1 00°Cが好ましい。
双安定材料層 30を塗布法で形成する"場合の塗布溶剤としては、 ハロゲン系のジ クロロメタン、 ジクロロェタン、 クロロホノレム、 エーテノレ系のテトラヒ ドロフラン
(THF) 、エチレングリコールジメチルエーテル、芳香族のトルエン、 キシレン、 アルコーノレ系のェチノレアルコール、 エステノレ系の酢酸ェチル、 酢酸プチノレ、 ケトン 系のアセトン、 MEK, その他ァセトニトリル等が好ましく用いられるが、 これら に限定されない。
上記の溶剤中に質量比で 0. 00 1〜30%の範囲で双安定材料を溶解させ、 ま た必要に応じてバインダー樹脂を加えて塗布液とすればよい。 バインダー樹脂とし てはポリカーボネート、 ポリエステル、 ポリ ビニールアルコール、 ポリスチレン等 の材料が適用可能であり特に限定されない。
スピンコート条件としては通常、 目標膜厚に応じて回転数 200〜3600 r p mの範囲で選定されるが、 それに限定されるものではない。
有機材料層 40の形成方法としては、 上記の双安定材料層 30の形成方法と同様 に、 真空蒸着法、 スピンコート法、 電解重合法、 化学蒸気堆積法 (CVD法) 、 単 分子膜累積法 (LB法) 、 ディップ法、 パーコート法、 インクジェット法、 スクリ ーン印刷法等の有機薄膜の塗布法が用いられ特に限定されない。
有機材料層 40を塗布法で形成する場合の塗布溶剤としては、 特に微粒子として 白金、 ロジウム等の金属を用いる場合は、 当該材料の分散が容易なアルコール系の ェチノレアノレコーノレ、 メチルアルコール、 プロピノレアノレコーノレ、 グリ コール系のェチ レングリコー;レ、 エーテル系のテトラヒ ドロフラン (THF) 、 エチレングリコー ルジメチルエーテル、 もしくは純水が望ましいが、 それに限定されない。
上記の溶剤中に有機材料を質量比で 0.00 1〜 30 %の範囲で溶解させ、同時、 もしくはそれに追加して、 導電性微粒子を 0. 00 1〜30%の範囲で分散させて 塗布液とすることができる。 スピンコート条件としては通常、 目標膜厚に応じて回 転数 2 0 0〜3 6 0 0 r p mの範囲で選定されるが、 それに限定されるものではな レ、。
この有機材料層 4 0は、 双安定材料層 3 0と接する側の表面粗さ R aが 1 n m以 下であることが好ましい。 表面粗さ R aが 1 n mを超えると、 双安定材料層 3 0に おいて表面凹凸に起因した電界集中が生じ、その結果として Vth2値が向上できない ので好ましくない。
また、 各層の膜厚は、 電極層 2 1 a、 2 1 bとしては 5 0〜2 0 0 n mが好まし く、 有機材料層 4 0としては 3〜2 0 0 n m、 双安定材料層 3 0としては 2 0〜 1 5 0 n mが好ましい。
上記の製造方法によって得られる本発明のスィツチング素子では、 有機材料層 4 0により表面の凹凸のない均一な平面を形成するために、 有機双安定材料も大面 積に渡り均一に形成され、 膜全体にわたって緻密な膜を得る事が出来る。
これにより、 単一の分子組成においてドナーとァクセプタの両方の機能を持った 有機双安定材料を用いたスィツチング素子において、しきい値電圧 Vth2を安定化し、 向上させることが可能となる。 また、 絶縁性基板と金属電極との境界に存在する有 機膜の粒界に起因した漏れ電流を低減させることができる。 以下、実施例を用いて、本発明のスィツチング素子について更に詳細に説明する。 実施例 1
以下の手順で、 図 1に示すような構成のスィツチング素子を作成した。
基板 1 0としてガラス基板を用い、 電極層 2 1 aとしてアルミニウムを真空蒸着 法により、 双安定材料層 3 0としてジシァノ系化合物をスピンコートにより、 有機 材料層 4 0をスピンコートにより、 電極層 2 1 bとしてアルミニウムを真空蒸着法 により、 順次薄膜を形成し、 実施例 1のスイッチング素子を形成した。
ジシァノ系化合物としては、 下記の構造式の化合物を用いた。 ジシァノ系化合物 の塗布は、 塗布溶剤として T H Fを用い、 ジシァノ系化合物を 1 . O w t %溶解さ せ、 スピンコート法で回転数 2 4 0 0 r p mの条件で成膜した。

また、 有機材料層 40としては純水中に平均直径 2 nmの白金微粒子を 0. l w t %分散させ、 ポリビニールアルコールを 0. 05 w t %溶解させた液を用い、 ス ビンコ一ト法で回転数 3600 r pmの条件で成膜した。
なお、 電極層 2 1 a、 双安定材料層 30、 有機材料層 40、 電極層 2 1 bは、 そ れぞれ、 1 00 nm、 80 nmN 5 nm, 1 00 nmの厚さとなるように成膜した。 また、 蒸着装置は拡散ポンプ排気で、 3 X 1 0— 6t o r rの真空度で行ない、 ァ ルミ-ゥムの蒸着は、 抵抗加熱方式により成膜速度は 3 AZs e cで行った。 実施例 2
金属微粒子として平均直径 4 nmの白金微粒子を用い、 有機材料層 40の厚さを l O nmとした以外は、 実施例 1と同一の条件で、 実施例 2のスイッチング素子を 得た。
実施例 3
ジシァノ系化合物として、 下記の構造式の化合物を用い、 各蒸着層の厚さを、 電 極層 2 1 a、双安定材料層 30、有機材料層 40、電極層 2 1 bが、それぞれ 100 nm、 1 00 nm, 5 nm、 1 00 n mの厚さとなるように、 実施例 1と同一の条 件で成膜して、 実施例 3のスイッチング素子を得た。

比較例 1
有機材料層 40を形成しない他は、 実施例 1と同一の条件で成膜して、 比較例 のスィツチング素子を得た。
比較例 2 有機材料層 4 0を形成しないは、 実施例 3と同一の条件で成膜して、 比較例 2の スィツチング素子を得た。
試験例 1
上記の実施例 1、 2、 3のスィツチング素子について、 電流一電圧特性を室温環 境で各素子について 2 0点の測定を行い、 図 8における閾値電圧である、 低閾値電 圧 Vthl、 高閾値電圧 Vth2を測定した。
結果をまとめて表 1に示す。 また、 図 3、 4、 5には、 それぞれ、 実施例 1、 2、 3のスィツチング素子についての電流一電圧特性を示す。
なお、 測定条件としては、 各スイッチング素子には、 1 Μ Ω の電気抵抗を直列に 接続し、 O N状態の電流を制限して過電流による素子の損傷を抑制した。

また、 図 3〜5から明らかなように、実施例 1〜3においては、低閾値電圧 Vthl がー 0 . 1 2〜0 . 3 3 V、 高閾値電圧 Vth2が 2 . 6 4〜3 . 5 6 V、 及ぴ低抵 抗状態ノ高抵抗状態の比として約 1 0 3以上の値が得られており、 双安定特性とし て良好な結果が得られていた。' 実施例 4
以下の手順で、 図 2に示すような構成のスィツチング素子を作成した。
基板 1 0としてガラスを用い、 ガラス基板 1 0の表面にシャドウマスクを用いて 真空蒸着法によりアルミニウムをパターニングして第 1の電極層 2 1 aを形成後、 白金を分散させたポリビニルピロリ ドン膜をスピンコート法により塗布して有機材 料層 40を形成した。
その後、 順次、 双安定材料層 30として下記に示すァミノイミダゾールジシァネ ートの蒸着、 第 2の電極層 2 1 bとしてアルミニウムのマスク蒸着を行い、 実施例
4のスィツチング素子を形成した。

なお有機材料層 40には、 原料として 1 0 %ポリ ビュルピロリ ドン溶液に平均粒 径 2 nmの白金微粒子 (田中貴金属製) を 4重量%混合したものを用い、 これをェ タノール溶媒で 20倍に希釈した溶液をスピンコート法により塗布し、 1 1 0°C.で 1時間乾燥させた。
また、 電極層 2 1 a、 有機材料層 40、 双安定材料層 30、 電極層 2 1 bの膜厚 力 それぞれ、 1 00 nm, 40 nm, 80 nm, 1 00 n mとなるように成月莫し た。
また、 電極層 2 la、 2 lbとしてのアルミニウム及び双安定材料層 30としての ァミノイミダゾールジシァネートの蒸着は、 拡散ポンプ排気で 3 1 0— 6t o r rの 真空度にして行ない、 アルミニウムの蒸着は、 抵抗加熱方式により成膜速度は 3 A /s e c, ァミノイミダゾールジシァネートの蒸着は、 抵抗加熱方式で成膜速度は 2 A/ s e cで打つた。
実施例 5
有機双安定層として下記のキノメタン系化合物を、 また、 電極層 2 l bとして金 を用いた以外は実施例 1と同一の条件で、 電極層 2 1 a、 有機材料層 40、 双安定 材料層 3 0、 電極層 2 1 bの各層の膜厚が、 それぞれ 1 0 0 n m、 4 0 n m, 8 0 n m, 1 0 0 n mの厚さとなるように成膜して実施例 5のスィツチング素子を得た。

実施例 6
有機材料層 4 0として白金を分散させないポリビュルピロリ ドン膜を形成した以 外は、 実施例 4と同一の条件で成膜して、 実施例 6のスイッチング素子を得た。 比較例 3
有機材料層 4 0を成膜しなかった他は実施例 4と同一の条件で成膜して、 比較例 3のスイッチング素子を得た。
比較例 4
有機材料層 4 0を成膜しなかった他は実施例 5と同一の条件で成膜して、 比較例 4のスィツチング素子を得た。
試験例 2
原子間力顕微鏡を用いて表面粗さ R aを評価したところ、 比較例 3、 4ではアル ミニゥム電極膜表面においても 1 . 4 n mあり、 さらにはアルミニウム膜をパター ユングに起因する凹凸も存在するのに対し、 実施例 4、 5に用いた有機材料層 4 0 の表面は、 その表面粗さ R aが 0 . 1 n mと、 実施例 6でも同様に R aは 0 . I n m程度と滑らかであった。
次に、 上記の実施例 4〜 6および比較例 3、 4のスイッチング素子について、 マ トリクス電極を用いて電流—電圧特性を室温環境で測定し、 高抵抗状態から低抵抗 状態への遷移を観測した。 このときの、 高抵抗状態から低抵抗状態へ遷移するしき い電圧 Vth2、 および図 8におけるバイアス電圧 V bにおける、 低抵抗状態での電流 値 (on電流) I on、 高抵抗状態での電流値 (OFF電流) I off を測定した結果を表 2に示す。 なお、 測定条件として、 各スイッチング素子には、 1ΜΩの範囲の電気抵抗を直 列に接続し、 O N状態の電流を制限して過電流による素子の損傷を抑制した。また、 Vbとしてはしきい電圧 Vth2の半分の電圧を用いた。 表 2

また、実施例 4及び比較例 3のスイッチング素子についての電流-電圧特性を図 6 及び図?に示す。
表 2及び図 6、 7に示す結果から、 実施例 4、 比較例 3のスイッチング素子いず れにおいても高抵抗状態 7 1、 8 1、 及び低抵抗状態 7 2、 8 2と双安定性が得ら れているが、 しきい電圧、 オン電流とオフ電流との比ともに明らかに本発明による 実施例 4のスィツチング素子の方が優れていることがわかる。
すなわち、 図 6に示す実施例 4のスイッチング素子において、 高抵抗状態 7 1で は o f f 電流 (高抵抗状態での電流) は 3.8X10_8A/cm2程度となっているが、 しき い電圧 Vth2= 5. 4 Vにおいて高抵抗状態 7 1から低抵抗状態 7 2へ遷移し、 低抵 抗状態における o n電流 (低抵抗状態での電流) は 1. lX10_4A/cm2となっている。 この際の低抵抗状態ノ高抵抗状態の比として、 約 3X103が得られた。
これに対し比較例 3では、 高抵抗状態 8 1から低抵抗状態へと双安定性が得られ ているものの、 しきい電圧 Vth2= l . 8 V、 o nZo f f 比 = 6と、 ともに実施例 4と比較して大変低い値にとどまつている。
また同様に、 有機材料層 4 0のない比較例 4ではしきい電圧 Vth2= 4. 6 V、 on/off比 =約 150であるが、 有機材料層 4 0のある実施例 5では、 それぞれしきい 電圧 Vthl= 7. 2V、 on/off 比 =約 6X103、 実施例 6では Vthl = 8.0V、 on/off 比 =約 7X103と、有機材料層のない素子に比べて格段に特性が改善されていること カゎ力 る。 産業上の利用可能性
以上説明したように、 本発明によれば、 材料組成の変動を抑制して均一な双安定 特性を得ることができ、量産に適するスィツチング素子を提供できる。したがって、 このスィツチング素子は、 有機 ELディスプレーパネルの駆動用スィツチング素子 や、 高密度メモリ等に好適に利用できる。

Claims

請 求 の 範 囲
1 . 少なくとも 2つの電極間に、 印加される電圧に対して 2種類の安定な抵抗値 を持つ有機双安定材料からなる有機双安定材料層を配置してなるスィッチング素子 において、 前記有機双安定材料層と、 少なくとも一方の前記電極との間に、 有機材 料層が設けられていることを特徴とするスイッチング素子。
2 . 前記有機材料層に導電性の微粒子が分散されている請求項 1に記載のスィッ チング素子。
3 . 前記導電性の微粒子の平均粒径が 5 n m以下であり、 かつ、 前記有機材料層 に接する電極の表面粗さ R a以上である請求項 2に記載のスィツチング素子。
4 . 前記導電性の微粒子が、 白金及び Z又はロジウムからなる請求項 2又は 3に 記載のスィツチング素子。
5 . 前記有機材料層における、 前記有機双安定材料層側の表面粗さ R aが 1 n m 以下である請求項 1〜4のいずれか 1つに記載のスィツチング素子。
6 . 前記有機材料層を構成する有機材料が、 ポリカーボネート、 ポリエステル、 ポリビニーノレアノレコーノレ、 ポリスチレン、 ポリビニノレピロリ ドン、 ポリイミ ド、 ポ リアクリル酸、 ポリエチレンィミン、 テトラメチルアンモニゥム、 クェン酸より選 択される少なくとも 1種である請求項 1〜5のいずれか 1つに記載スィツチング素 子。
7 . 前記有機材料層が塗布法により成膜されたものである請求項 1〜 6のいずれ か 1つに記載のスィツチング素子。
8 . 前記有機双安定材料が、 一つの分子内に、 電子供与性の官能基と電子受容性 の官能基とを有する化合物を少なくとも含有する請求項 1〜 7のいずれか 1つに記 載のスィツチング素子。
