[0012] ここで導電性榭脂としては、例えば、プラスチックに導電性フィラーを配合した組成 物を用いることが出来る。その場合のプラスチックは:ポリプロピレン (PP)、ポリスチレ ン(PS)等の汎用プラスチック;ナイロン等の汎用エンジニアリングプラ;ポリエーテル スルホン(PES)、ポリエーテルエーテルケトン(PEEK)、液晶ポリマー等の特殊ェン ジニアリングプラスチック;およびポリエステルエラストマ一、ポリスチレンエラストマ一 等の熱可塑性エラストマ一であってもよい。また、導電性フイラ一としては、例えば、ス テンレスマイクロファイノく、カーボンファイノく、カーボンブラック、銅、ニッケル、銀など の金属粉、等を用いることが出来る。
[0013] ステップ S102では、基板 11上に封止体 14を形成し、封止体 14の上部を研磨して 平坦にする。
[0014] ここで封止体 14の材料としては、例えば、エポキシ榭脂、不飽和ポリエステル榭脂 、ポリアミド榭脂、ポリブチレンテレフタレート榭脂などの電気絶縁性のモールド榭脂 を用いることが出来る。
[0015] ステップ S103では、基板 11を切断し、個片のモジュール部品を形成する。
[0016] ステップ S104では、仕切り 13の表面を除いて、封止体 14の表面を導電膜 16で覆 う。この時、形成された導電膜はグランドパターン 15の少なくとも一部と導通する。そ れにより、基板 11上で所望の回路ブロックに対応した形状の電気シールドが形成さ れたモジュール部品が完成する。
[0017] 図 2に二つのブロックに分割された回路モジュールを例示する。モジュール部品 20 1は、導電膜 16で覆われた封止体 14が、仕切り 13によって回路ブロック 210と回路 ブロック 220に分割されて!、るので、ブロック間のシールド効果を確保できる。
[0018] 仕切り 13は、導電性を有する物質のみで形成されても良いし、榭脂と導電性物質と の組成物で形成されていても良いし、あるいはそれらの複合体であってもよい。仕切 り板 13の材料が榭脂を含む場合には、封止体 14と仕切り 13には同一の榭脂を用い ることが好ましい。仕切り 13と封止体 14の材料を同一にし、熱膨張係数を合わせるこ とで、モジュール部品のそりを一層効果的に防止することができる。
[0019] なお、榭脂製の基板 11にかえて、セラミック基板であってもよい。その場合には、セ ラミック粉を添加した榭脂と導電性物質との組成物を用いて仕切り 13を構成すること が好ましい。さらに、封止体 14として、仕切り 13と同一の組成物を用いると、仕切り 1 3と封止体 14の材料の熱膨張係数などをセラミック基板に近づけることが出来るので 、モジュール部品のそりを効果的に防止することができる。さらに基板としてセラミック を使用することで、モジュール部品の曲げ強度を強化することができる。 [0020] また、仕切り 13に使用する導電性物質と基板 11に設けたグランドパターン 15とを、 それぞれの回路ブロックの外周において、隙間無く接続することで、各回路ブロック 間の信号干渉やノイズ干渉を低減するために十分なシールド効果を得ることができる
[0021] 本実施の形態にぉ 、て、金属箔のような薄 、導電性物質でシールドを構成する場 合には、仕切り 13の厚みを薄くすることが出来る。基板 11上における仕切り 13の占 有面積を削減することにより、モジュール部品全体のサイズを小型化することが可能 である。また、導電性榭脂を用いる場合、一般に、導電性榭脂の熱膨張係数が低い ことにより、モジュール部品を加熱した場合に仕切りが熱膨張により破損することを防 止できる。
[0022] 本実施の形態において、図 3に示すように、長手方向の断面形状が矩形状に成形 された榭脂 21の外周を金属膜 22で覆った仕切り 13を用いることが可能である。この 構成により、基板 11のグランドパターン 15と仕切り 13の電気的接続がより確実なもの となり、モジュール部品作製における歩留まりを改善することが可能である。
[0023] また、図 4に示すように、外周に金属膜 24を有する榭脂 23からなる仕切り 13の長手 方向の断面形状が、基板 11と隣接する下部に突出部を有する形状、すなわち、逆 T 字型や L字型の断面形状であってもよい。この構成により、基板 11のグランドパター ン 15と仕切り 13の電気的接続がより確実となり、モジュール部品作製における歩留 まりを改善することが可能である。
[0024] さらに、図 5に示すように、導電性の壁として機能する金属膜 26と榭脂 25が積層さ れた構造の仕切り 13を用いることが出来る。金属膜 26は、長手方向に略平行であつ て、かつ基板に対して鉛直方向に設けられる。なお、ここで長手方向とは、隣接する 回路ブロックの境界と平行な方向に相当する。図 5では、金属膜 26を 2層用いた例を 示すが、用途によっては単層であってもよぐ逆に、十分なシールド効果を実現する ために金属膜 26を 3層以上用いても良 、。
[0025] 本実施の形態では、基板 11のグランドパターン 15と仕切り 13の導電性物質が導通 するように実装した後、封止体 14形成後に、封止体 14の上部をモジュール部品の平 坦性を保持するために研磨を行う。その研磨の際、仕切り 13の鉛直方向に形成され た導電性物質を表面に露出させる。導電性物質を表面に露出させることにより、後に 封止体 14の表面に設ける導電膜 16と基板 11のグランドパターン 15とを、導電性を 有する仕切り 13を介して導通させることができ、回路ブロック間の信号干渉やノイズ 干渉を低減するために十分なシールド効果をもたらすことができる。
[0026] また図 5に示す仕切り 13は、仕切りの側面に電気絶縁性の榭脂を形成することが 可能である。上記の絶縁性榭脂は、基板 11上の仕切りに近接して存在する実装部 品 12の電極と仕切り 13の導電性物質とが電気的に接続することを防止し、モジユー ル部品としての回路動作に不具合を生じることを防ぐことができる。
[0027] 本実施の形態の仕切り 13は、導電膜 16を有する部分がグランドパターン 15の表面 で接続されるように形成されている。さらに、仕切り 13の表面に露出した導電性物質 とグランドパターン 15の表面の少なくとも 1部を、半田または導電性榭脂を用いて電 気的に接続してもよい。それにより、グランドパターン 15と導電膜 16の接続がより確 実となり、回路ブロック間において充分なシールド効果を得ることができる。
[0028] 次に、携帯電話用 RFモジュールに本発明のモジュール部品を適用した実施例を、 図 6、図 7を用いて説明する。
[0029] 図 6に RFモジュールのブロック図、図 7Aにモジュール部品の断面図、図 7Bに平 面図を示している。このモジュール部品 601は、携帯電話の送信系回路 61、受信系 回路 62および LO(Local Oscillator)信号回路を含む回路部 60と、 LO(Local Oscillator)信号回路 63に接続される電圧制御発振器 (VCO)とを一体化したモジュ ール部品である。このように、一つのモジュール部品 601に複数の回路ブロック機能 を持たせる場合、このモジュールの第 1の VC064と第 2の VC065間の干渉、あるい は第 1の VC064または第 2の VC065と、送信信号または受信信号などとの干渉が 問題となる。本発明のモジュール部品を用いることにより上記の干渉を防止すること ができる。すなわち、本発明のモジュール部品を用いることにより、送信信号の変調 精度、 SN、又、受信系回路部の受信感度特性などを向上することができる。
[0030] また、従来は、 VCOを単独でシールドする必要があり、単独シールド形成後に、さ らにモジュール部品全体をシールドして 、たため、シールド形成のためのモジュール 部品の高さが高くなつてしまうと共に、モジュール部品の形状が大きくなつていた。本 発明により、上記の課題を解決し、モジュール部品の小型化、低背化が可能となる。
[0031] なお、図 8に示すように、回路ブロックがそれぞれ機能の異なる独立した回路モジュ ールであっても良い。たとえば、図 8に示すように、例えばブルーツース(Bluetooth: Bluetooth— SIG Inc.の登録商標)用の回路 31と FMチューナー用の回路 32とを 共に搭載するモジュール部品の場合、回路 31と回路 32が同時に動作した場合でも 相互に干渉することを無くすことが出来る。しかも、回路 31と回路 32を別々のモジュ ール回路に搭載する場合よりも、小型化を実現することが可能である。
[0032] 図 8に示す回路モジュールでは回路 31と回路 32からなる回路ブロック部が直線状 の仕切り 13により区切られている。一方、図 9に示すように、仕切り 13の形状を変える ことが出来るので、回路ブロック間のシールド構造を自由にかつ、容易に実現するこ とが可能である。従来例として、ダイシンダ行って回路ブロックを分割する方法がある 力 その場合には直線状の分割溝に限定されていた。また、レーザー加工により、分 割溝を設けることもできるが、その場合には溝の深さ制御が困難であることや、加工 に時間がかかる、などの問題があった。それに対してほんがん発明のモジュール部 品は、仕切りの形状を自在に形成することで、回路ブロックのシールドを自由に設計 することができる。
[0033] 例えば、図 10に示すように、基板 11A、 1 IBの内側に円状の仕切り 13Aまたは多 角形状の仕切り 13Bを形成することが可能である。それにより、他の回路ブロックに影 響を及ぼす回路ブロックを、それが占有するレイアウトに関わらず、シールドすること ができる。なお、図 10の円状の仕切り 13Aまたは多角形状の仕切り 13B力 基板 11 A, 11Bの縁に接していてもよい。
[0034] また、図 11に示すように、仕切り 13を基板 11の外縁部に接することなく形成したモ ジュール部品にすることが可能であり、これにより、他の回路ブロックにとって不要な 信号やノイズの原因となっている回路ブロックのみにシールドを施すことができる。
[0035] また、図 12に示すように、少なくとも T字状の平面形状を有する仕切り 13を使用す ることで、モジュール部品の回路ブロックを少なくとも 2つ以上に分割することが可能と なる。図 13には 3つの回路ブロックを有するモジュール部品を示す。
[0036] また、封止体 14を覆う導電膜 16は、封止体 14で覆ったモジュール部品をめつきす ることで形成してもよ 、。めっきすることで容易にシールドを形成することが可能となる 。めっき法としては、例えば、無電解めつきを利用することが出来る。
[0037] また、モジュール部品の仕切り上部に形成された導電性物質を、ダイシングまたは レーザーで除去することでモジュール部品を作成してもよい。この方法を用いて、干 渉を避けたい回路ブロックのシールド部分を独立させることにより、回路ブロック間の シールド効果を増大させることができる。
[0038] 以上のように本発明は、基板上に形成された回路を、仕切りを用いて複数の回路ブ ロックに分割することによって、各回路ブロック間を電気的に遮蔽することができる。ま た、分割に際して、回路基板に溝を設ける必要がないので、曲げ強度を保持し、そり に対しても良好なモジュール部品を提供することができる。
産業上の利用可能性
[0039] 本発明に力かるモジュール部品は曲げ強度やそりを保つとともに、充分なシールド 効果を得ることができ、複数の回路ブロックを有するモジュール部品として有用である

Claims

請求の範囲
[I] モジュール部品であって、基板と、前記基板上に設けられる仕切りであって、前記基 板を 2以上の回路ブロックに分割する所定の高さの仕切りと、前記複数の回路ブロッ クを覆う封止体と、少なくとも前記封止体の表面を覆う導電膜を有し、前記 2以上の回 路ブロック毎に電気的にシールドされることを特徴とするモジュール部品。
[2] 前記基板が榭脂製の基板であり、前記仕切りは、榭脂と導電性物質とで形成され、 前記封止体と前記仕切りが同一の榭脂を含むことを特徴とする請求項 1に記載のモ ジュール部品。
[3] 前記基板がセラミック基板であり、前記仕切りは、セラミック粉を含む樹脂と導電性物 質からなり、前記封止体と前記仕切りが同一の榭脂を含むことを特徴とする請求項 1 に記載のモジュール部品。
[4] 前記仕切りは、金属箔である請求項 1に記載のモジュール部品。
[5] 前記仕切りの導電性物質は、導電性榭脂である請求項 2に記載のモジュール部品。
[6] 前記仕切りが外周に金属膜を設けた榭脂であり、前記仕切りの長手方向の断面形状 が矩形状である請求項 1に記載のモジュール部品。
[7] 前記仕切りが外周に金属膜を設けた榭脂であり、前記仕切りの長手方向の断面形状 が下部に突出部を有する形状である請求項 1に記載のモジュール部品。
[8] 前記仕切りは、前記基板に対して鉛直方向に導電性の壁を有する請求項 1に記載 のモジユーノレ部品。
[9] 前記仕切りは、 1以上の金属膜と榭脂とが積層された構造を有し、前記金属膜は前 記仕切りの長手方向に平行で、かつ、前記基板に対して垂直方向に設けられる請求 項 1に記載のモジュール部品。
[10] 前記仕切りの少なくとも一方の側面が榭脂である請求項 1に記載のモジュール部品。
[II] 前記仕切りが、前記基板上の内側に形成され、前記仕切りの平面形状が円状または 多角形状である請求項 1に記載のモジュール部品。
[12] 前記仕切りが、前記基板の外縁部に接することなく形成される請求項 11に記載のモ ジュール部品。
[13] 前記仕切りの平面形状が T字形状である請求項 1に記載のモジュール部品。
[14] 前記導電膜が、金属または導電性榭脂である請求項 1に記載のモジュール部品。
[15] 前記仕切りの高さが、前記基板に実装された電子部品の高さより高いことを特徴とす る請求項 1記載のモジュール部品。
[16] 前記基板が、表面にグランドパターンを有し、前記グランドパターンが前記導電膜と 接続する請求項 1記載のモジュール部品。
[17] 回路ブロック毎に電気的にシールドされた 2以上の回路ブロックを有する回路モジュ ールの製造方法であって、基板上に、実装部品と、前記基板を 2以上の回路ブロック に分割するために、実装された前記部品より高い仕切りを実装する第 1のステップと、 前記回路ブロック毎に、前記部品より高い厚さで覆う封止体を形成する第 2のステツ プと、前記封止体の表面に導電膜を形成する第 3のステップとを有する製造方法。
[18] 前記仕切りが、前記基板に対して鉛直方向に形成された導電性物質を有し、前記第 2のステップ力 前記封止体を研磨して、前記導電性物質を表面に露出させるステツ プを含むことを特徴とする請求項 17に記載のモジュール部品の製造方法。
[19] 前記仕切りの上部に形成された導電性物質を、除去するステップをさらに有し、前記 導電性物質の除去がダイシングまたはレーザーを用いて行われる請求項 17に記載 のモジュール部品の製造方法。
[20] 前記第 3のステップが、前記導電膜とグランドパターンを接続するステップを含むこと を特徴とする請求項 17に記載のモジュール部品の製造方法。
