본 발명은 세라믹 인쇄회로기판의 원판 및 그 제조방법에 관한 것으로, 더욱 상세하게는 세라믹 기판 상에 물리적 기상증착을 위한 스퍼터링 방법에 의해 후막의 고밀도 전기 전도층을 형성하여, 뛰어난 방열특성 및 전기적 특성을 가지는 세라믹 인쇄회로기판의 원판 및 그 원판의 제조방법에 관한 것이다.
최근의 전자기기는 집적화와 소형화 추세를 따르고 있다. 전자 기기의 소형화에 따른 여러 가지 문제 중에 하나는 내부 부품에서 발생하는 열의 효과적인 발산이다. 소형화되고 집적화된 전자 기기 내에서는 보다 많은 에너지가 열로 소모되고, 이러한 열은 다시 내부 전자부품의 열화를 일으켜 오동작, 수명 단축 등의 문제를 야기한다.
전자기기 내에서 발생하는 열을 배출하기 위해, 종래로부터 널리 사용되는 방법으로는, 팬(Fan)을 이용한 기기 내의 강제 대류 방법, 열원에 히트 싱크(Heat Sink)를 부착하여 열의 발산을 극대화하는 방법 등이 일반적이었으며, 그 중에서도 최근에 발표되고 있는 세라믹 인쇄회로기판은 전기적 열 발생이 많은 고전압 전력전자 분야, 엘이디(LED) 조명 및 엘시디 백 라이트(LCD Back Light Unit) 등의 분야를 시작으로 주목을 받고 있다.
종래의 세라믹 인쇄회로기판의 원판 제조방법으로 세라믹 기판과 동박판을 직접 접착시키는 방법(DBC: Direct Bonded Copper)이었다. 도 1은 종래의 직접 접착에 의한 세라믹 인쇄회로기판의 원판의 단면도이고, 도 2는 종래의 직접 접착에 의한 세라믹 인쇄회로기판의 원판 제조방법의 설명을 위한 흐름도이다.
도 1을 참조하면, 직접접착방식의 세라믹 인쇄회로기판의 원판은 세라믹 기판(10)과, 기판(10)의 표면에 직접적으로 접착되는 동박(銅薄) 판(40)으로 구성된다.
직접 접착방법은 기판(10)을 준비하는 단계(S201)와, 기판(10)과 동박 판(40)을 산소와 구리의 공융점까지 가열하는 단계(S203)와, 가열된 기판(10)에 계면 산소를 확산시켜 동박 판(40)과 융합시킴으로써 상호 접착시키는 단계(S205)를 순차적으로 진행함으로써 인쇄회로기판의 원판을 형성한다.
이러한 직접접착 방법은 공융점(산소와 구리의 공융점 1065 ℃)까지 열을 가한 후 접착하기 때문에 좋은 접착성을 가진 원판을 획득할 수 있으나 열융착 공정으로 인해 대면적 기판 제작에 한계가 있고 공융점이 낮은 재료로만 후막을 형성해야하는 한계가 있다. 또한, 구리 막을 형성하는 재료로 박판을 이용하기 때문에 약 200 마이크로미터(㎛) 이하의 두께를 갖는 구리막의 제조가 어렵다는 문제점이 있다.
그 밖에도 동막의 형성만을 고려한다면, 반도체 제조 공정상의 스퍼터를 이용하여 동 박막을 증착하는 방법을 고려할 수 있을 것이다. 그러나 종래에 알려진 스퍼터링 방법은 반도체 집적 정도에 사용될 수 ㎚정도의 박막을 벗어나지 못하고 있으며, 인쇄회로기판을 위한 수십 내지 수백 ㎛의 후막은 불가능하다고 여겨져 왔다. 그것은 형성되는 막의 응력을 제어하는데 한계를 가지고 있었기 때문이다. 응력을 제어하기 위해, 서로 다른 소재의 금속층을 적층하는 방법으로 응력 제어를 하는 방법도 제시되었으나, 여전히 박막의 수준을 벗어나지는 못한 것이다.
본 발명의 목적은, 세라믹 기판 상에 물리적 기상증착을 위한 스퍼터링 방법에 의해 후막의 고밀도 전기 전도층을 형성하여, 뛰어난 방열특성 및 전기적 특성을 가지는 세라믹 인쇄회로기판의 원판 및 그 원판의 제조방법을 제공함에 있다.
상기와 같은 목적을 달성하기 위해, 전기 전도층의 일 면에 방열을 위한 세라믹 기판이 형성된 세라믹 인쇄회로기판의 원판의 제조방법은, 상기 세라믹 기판을 준비하는 단계와, 상기 세라믹 기판 상에 물리적 기상증착을 위한 스퍼터링 방법에 의해 접착층을 형성하는 단계와, 상기 접착층 상에 스퍼터링 방법에 의해 전도성 금속으로 이루어지고 압축 잔류응력을 가지는 제1박막을 증착하는 단계와, 상기 제1박막 상에 스퍼터링 방법에 의해 전도성 금속으로 이루어지고 인장 잔류응력을 가지는 제2박막을 증착하는 단계와, 상기 제1박막 및 제2박막을 증착하는 단계를 반복하여 전체 잔류 응력이 기 설정된 범위내로 제어된 후막의 상기 전기 전도층을 증착하는 단계를 포함한다. 제1박막과 제2박막은 동일한 물질로 형성되는 것이 바람직하다.
여기서, 상기 접착층은, 열 전달 특성이 우수한 금속, 산화물, 질화물, 탄화물, 고분자 수지 중에서 선택된 적어도 하나의 물질의 단일막 또는 다층막으로 형성되어, 상기 기판 및 전기 전도층과 물리적 또는 화학적으로 결합하는 것이 바람직하다.
또한, 상기 제1박막은, -10 GPa 내지 -0.0001 GPa의 압축응력범위 내에서 형성되고, 상기 제2박막은 0.0001 GPa 내지 10 GPa의 인장응력범위 내에서 형성되는 것이 바람직하다.
이 경우, 상기 제1박막을 증착하는 단계는 상기 제1박막이 상기 압축응력 범위를 가지도록 스퍼터링을 위한 플라즈마를 직류 전원을 이용하여 생성할 수 있다. 이를 위해, 상기 플라즈마에 의해 스퍼터링된 입자의 에너지가 5 eV 이하가 되도록 상기 직류 전원이 제어되는 것이 바람직하다.
또한, 상기 제2박막을 증착하는 단계는 상기 제2박막이 상기 인장응력 범위를 가지도록 스퍼터링을 위한 플라즈마를 직류 펄스 전원 또는 교류 전원을 이용하여 생성할 수 있다. 이를 위해, 상기 플라즈마에 의해 스퍼터링된 입자의 에너지가 5 eV 이상 100 eV 이하가 되도록 상기 직류 펄스 전원 또는 교류 전원이 제어되는 것이 바람직하다.
실시 예에 따라, 상기 제1박막 및 제2박막은, 구리(Cu), 알루미늄(Al), 은(Ag), 금(Au), 니켈(Ni), 백금(Pt), 텅스텐(W) 또는 니켈크롬(NiCr) 중에서 선택된 어느 하나이거나 그 합금인 것이 바람직하다.
다른 실시 예에 따라, 본 발명의 제조방법은, 상기 접착층 상에 제2박막을 먼저 증착하고, 제2박막에 제1박막을 증착하는 순서로 반복 증착하여 전기 전도층을 형성할 수도 있다.
본 발명의 또 다른 실시 예에 따른 세라믹 인쇄회로기판의 원판은, 세라믹 기판과, 상기 세라믹 기판 상에 물리적으로 기상증착된 접착층과, 상기 접착층 상에 물리적으로 기상증착된 전기 전도층을 포함한다. 여기서, 상기 전기 전도층은, 물리적으로 기상증착되고 압축 잔류응력을 가지는 전도성 금속의 제1박막과 물리적으로 기상증착되고 인장 잔류응력을 가지는 전도성 금속의 제2박막이 교번적으로 반복 증착됨으로써 형성될 수 있다.
본 발명의 세라믹 인쇄회로기판의 원판 제조방법은, 기판의 표면에 동 후막을 형성함에 있어, 스퍼터링 방법을 이용함으로써 기판 표면과 금속 후막 사이의 접착성을 향상시킬 수 있다.
또한, 본 발명의 원판 제조방법은, 전기 전도층을 후막으로 형성함에 있어서, 그 잔류응력을 용인 가능한 범위 내로 제어할 수 있다. 이를 통해, 고밀도의 접착층과 전기 전도층의 제조가 가능해진다.
또한, 접착층은 수지로 형성된 종래의 접착층과 달리 증착에 의해 형성됨으로써 그 접착력이 매우 우수하며, 고밀도의 접착층에 의한 뛰어난 방열특성을 가진다.
스퍼터링에 의한 접착층 및 전기 전도층의 형성은 대면적의 세라믹 인쇄회로기판의 원판 제조를 가능하게 하여 제조 시간을 단축시켜 양산성을 제고하고 이로 인한 생산 단가를 절감할 수 있는 효과가 있다.

이하 도면을 참조하여 본 발명을 더욱 상세히 설명한다.
도 3은 본 발명의 방법에 의해 제조되는 세라믹 인쇄회로기판의 원판의 분해 사시도로서, 본 발명의 방법에 의해 세라믹 기판의 양면에 금속(구리) 후막이 형성된 양면 기판의 예이다.
본 발명의 방법에 따라, 세라믹 인쇄회로기판의 원판이 제조되면, 다음 공정으로 인쇄회로의 패턴이 도 3과 같이 구리 후막에 형성되어 최종적으로 인쇄회로기판이 될 것이다. 본 발명은 도 3의 세라믹 인쇄회로기판을 위한 원판의 제조방법을 제시한다.
도 4는 본 발명의 방법에 따라 제조되는 세라믹 인쇄회로기판의 원판의 단면도이다.
도 4를 참조하면, 본 발명에 의해 제조되는 세라믹 인쇄회로기판의 원판(400)은 세라믹 기판(410)과, 기판(410)의 표면에 형성된 접착층(430)과, 접착층(430)의 상면에 형성된 전기 전도층(450)을 포함한다. 전도층(450)은 제1박막(451) 및 제2박막(453)을 포함하며, 원판 제조공정이 완료된 후 윗면에 실장될 전기, 전자 또는 기계 소자간의 전기적 연결을 위한 도선으로 가공될 것이다. 제1박막(451) 및 제2박막(453)은 적어도 1회 이상 교번적으로 반복 증착됨으로써 전도층(450)을 형성한다.
또한, 본 발명에 따른 세라믹 인쇄회로기판의 원판은, 기판(410)의 후면에 제2 접착층과 제2 전기 전도층을 형성함으로써 양면 인쇄회로기판의 원판으로도 제조될 수 있다.
도 5는 도 4의 세라믹 인쇄회로기판의 원판의 제조방법의 설명에 제공되는 제조공정도로서, 이하에서는 도 5를 참조하여 본 발명의 세라믹 인쇄회로기판의 원판 제조방법을 설명한다.
<기판 준비, S501 단계>
본 발명의 원판(400) 제조를 위해, 세라믹 소재의 기판(410)이 준비된다. 기판(410)의 재료는 방열 특성이 우수한 세라믹 재료이면 모두 가능할 것이나, 산화알루미늄(Al2O3), 질화알루미늄(AlN), 질화붕소(BN), 산화베릴륨(BeO), 질화실리콘(Si3N4), 산화바륨(BaO) 및 사파이어 중에서 선택되는 것이 바람직하다. 이러한 세라믹 기판(410)은 내구성 및 방열 특성이 우수하여 인쇄회로 기판에 실장된 기계, 전기 또는 전자 소자에서 발생하는 열의 배출에 탁월한 성능을 보인다.
<접착층 형성, S503 단계>
접착층(430)은 본 발명의 물리적기상증착(物理的氣相蒸着, PVD)을 위한 스퍼터링(Sputtering) 방법에 의해 세라믹 기판(410)상에 형성된다. 접착층(430)은 전기 전도층(450)을 세라믹 기판(410)에 접착시킴과 동시에, 전기 전도층(450)에서 발생하는 열을 세라믹 기판(410)으로 전달하는 역할을 한다.
스퍼터링 방법에 의한 접착층(430)은, 열 전달 특성 및 접착성이 우수한 물질로 형성되며, 기판(410)과 전기 전도층(450)의 종류와 그 화학적 특성에 따라 금속, 산화물, 질화물, 탄화물, 또는 고분자 수지 등 다양한 물질이 사용될 수 있다.
여기서, 접착층(430)용 금속은, 티타늄(Ti), 크롬(Cr), 니켈(Ni), 니크롬(NiCr), 알루미늄(Al), 금(Au), 은(Ag) 및 텅스텐(W) 중에서 선택된 적어도 하나가 해당할 수 있다. 산화물은 실리콘 계열 산화물(SiOX), 티타늄 계열 산화물(TiOX), 알루미늄 계열 산화물(AlXOy) 또는 크롬 계열 산화물(CrOX)이 해당할 수 있고, 질화물은 실리콘 계열 질화물(SiXNy), 티타늄 계열 질화물(TiXNy), 알루미늄 계열 질화물(AlN) 또는 붕소 계열 질화물(BN)이 해당할 수 있다. 탄화물은 탄화규소(SiC), 탄화티타늄(TiC) 또는 탄화크롬(CrC)이 해당할 수 있다. 그리고 고분자 수지는 우수한 열전달 특성과, 절연성을 갖는 고분자 물질이 해당한다.
필요에 따라, 접착층(430)은 동일한 물질 또는 서로 다른 물질의 다층 막으로 형성할 수 있다. 서로 다른 물질의 다층 막으로 형성하는 경우는, 세라믹 기판(410)과 전기 전도층(450)에 모두 우수한 물리적 또는 화학적 결합을 가지는 접착층(430) 물질이 없을 경우에 기판(410)과의 결합성이 좋은 물질과 전기 전도층(450)과의 결합성이 좋은 물질의 다층 막을 형성하는 것이다.
접착층(430)의 두께는, 세라믹 기판(410)의 두께를 함께 고려하여 소정의 내전압 특성을 가질 수 있도록 고려되는 것이 바람직하며, 대략 1㎚ ~ 1㎛의 두께가 바람직하다.
접착층(430)을 형성하기 위한 스퍼터링 방법은 아래에서 설명될 전도층(450)의 형성을 위한 스퍼터링 방법을 대응되는 방식으로 적용할 수 있다. 접착층(430)이 다층 막으로 형성될 경우, 전도층(450)의 증착방법과 동일한 응력 제어가 필요할 것이다.
<전기 전도층 형성, S505 단계>
전도층(450)은 소정의 전도성 도전체 금속을 스퍼터링 방법에 의해 접착층(430)에 증착함으로써 형성될 수 있다.
전도층(450)의 소재는 구리(Cu), 알루미늄(Al), 은(Ag), 금(Au), 니켈(Ni), 백금(Pt), 텅스텐(W) 또는 니켈크롬(NiCr) 중에서 선택된 어느 하나이거나 그 합금일 수 있으나 이에 한정되지 아니하며, 전도성 금속이면 가능하다. 나아가, 상기 금속 중에서도 구리(Cu)를 타깃(Target)으로 사용한 구리(Cu) 후막으로 형성되는 것이 바람직하다. 다시 말해, 제1박막(451) 및 제2박막(453)은 전도성 금속으로 형성되며, 제1박막(451)과 제2박막(453)이 동일한 물질(예컨대, 구리)로 형성되는 것이 바람직하다.
전도층(450)은 대략 5㎛ ~ 500㎛의 두께의 후막으로 형성되는 것이 바람직하며, 이러한 두께의 후막 형성은 1 ㎚ 내지 10 ㎛ 두께의 제1박막(451) 및 제2박막(453)을 교번적으로 반복 증착함으로써 전도층(450) 또는 원판(400) 전체의 잔류 응력을 용인 가능한 범위만큼 상쇄시킴으로써 가능하다. 이를 통해, 본 발명은 종래 후막 형성에 따른 응력의 문제를 해소한다.
제1박막(451) 및 제2박막(453)은 물리적기상증착을 위한 스퍼터링 방법에 의해 형성되며, 마그네트론 스퍼터링 방법이 바람직하다.
일반적으로 스퍼터링은 반도체 집적회로 제조 공정에서 박막 코팅을 위해 널리 사용되는 방법이다.
이하에서는 도 6을 참조하여, 본 발명의 접착층 및 전기 전도층의 형성방법을 설명한다. 도 6은 본 발명의 제조공정에 사용될 수 있는 스퍼터의 구조를 간략히 도시한 도면으로서, 진공을 위한 펌프장치, 챔버 내부에 충진하는 불활성 가스의 흡배기 수단, 냉각을 위한 냉각수단, 기타 부수적인 부분은 도시되지 않았으며 그 설명도 생략한다.
도 6을 참조하면, 스퍼터(600)는 챔버(610)에 구비된 제1증착원(630) 및 제2증착원(650)을 포함한다. 제1증착원(630)은 제1박막(451)을 위한 제1타깃(631), 제1타깃(631)에 직류 전원을 공급하기 위한 직류 전원장치(633) 및 마그네트론(635)을 포함한다. 제2증착원(650)은 제2박막(453)을 위한 제2타깃(651), 제2타깃(651)에 직류 펄스(DC Pulse)를 공급하기 위한 직류 펄스 전원장치(653) 및 마그네트론(655)을 포함한다. 스퍼터(600)는 제1증착원(630) 및 제2증착원(650)을 복수 개 포함할 수 있으며, 증착원 전체가 하나의 동일한 챔버(610)내에 마련된 형태를 가질 수도 있고, 각 증착원별로 별개의 챔버로 분리된 형태를 가질 수도 있다. 챔버(610) 내부는 플라즈마를 생성할 불활성 기체, 예컨대 아르곤(Ar) 등이 충진된다.
제2증착원(650)은 직류 펄스 전원장치(653)를 대신하여 교류 전원장치를 포함하고, 제2타깃(651)에 교류 전원을 공급할 수 있다. 다만, 이하에서는 직류 펄스 전원장치(653)가 마련된 경우를 중심으로 설명한다.
마그네트론(635, 655)은 챔버(610) 내에서 생성되는 플라즈마를 타깃(631, 651) 부근 영역 안에 구속하기 위한 자계를 형성시킨다. 앞서 설명한 바와 같이, 제1타깃(631) 및 제2 타깃(651)은 동일한 물질, 예컨대 구리로 형성되는 것이 바람직하다.
화학적으로 불활성 가스인 아르곤(Ar)이 챔버(610) 내로 유입되고, 직류 전원장치(633)와 직류 펄스 전원장치(653)가 순차적으로 제1타깃(631) 및 제2타깃(651)에 전원을 공급하면서 스퍼터링에 의한 증착이 이루어진다.
직류 전원장치(633)가 동작하면, 챔버(610) 내의 아르곤이 플라즈마화 한다. 이 플라즈마는 마그네트론(635)에 의한 자계에 의하여 제1타깃(631) 부근의 영역으로 구속된다. 양으로 대전된 아르곤 이온들은 음으로 대전된 제1타깃(631)에 의해 끌어당겨져 충돌하게 되고, 그 충격에 의해 제1타깃 입자들이 제1타깃(631)으로부터 스퍼터링 된다. 제1타깃(631)으로부터 스퍼터링된 입자들은 기판(410)의 접착층(430)에 증착됨으로써 제1타깃 물질의 막인 제1박막(451)이 형성된다. 이 경우, 스퍼터링 공정상의 챔버(610) 압력은 약 1 ~ 10 mTorr가 바람직하다.
동일한 압력조건에서, 기판(410)이 소정의 속도로 이동하는 것과 연계하여 제2증착원(650)이 동작하고 동일한 방법으로 제2박막(453)이 제1박막(451)위에 증착된다.
직류 전원에 의해 동작하는 제1증착원(630)에 의해 제1타깃(631)으로부터 스퍼링된 입자가 증착하여 형성되는 제1박막(451)은, 압축 잔류 응력의 특성을 갖게 된다.
직류 전원에 의해 형성되는 플라즈마는 직류 펄스 또는 교류 전원에 의한 플라즈마보다 상대적으로 낮은 에너지 및 작은 이온 선속(線束, Flux)을 가지게 됨으로써, 제1타깃(631)으로부터 스퍼터링된 입자도 낮은 운동 에너지와 이온 선속을 가지게 된다. 이런 낮은 에너지 입자가 접착층(430)에 증착되면, 압축 잔류 응력을 갖는 제1박막(451)이 형성된다. 압축 응력은 대략 -10 GPa 내지 -0.0001 GPa(기가 파스칼)의 범위 내에서 제어될 수 있다. 이를 위해, 직류 플라즈마에 의해 스퍼터링된 입자의 에너지 E가 5 eV 미만이도록 직류 전원장치의 직류 전원을 제어하는 것이 바람직하다.
직류 펄스 전원에 의해 동작하는 제2증착원(650)에 의해 제2타깃(651)으로부터 스퍼링된 입자가 증착하여 형성되는 제2박막(453)은, 인장 잔류 응력의 특성을 갖게 된다.
직류 펄스 전원에 의해 형성되는 플라즈마는 직류 플라즈마에 비해 상대적으로 높은 에너지 및 큰 이온 선속을 가지게 됨으로써, 제2타깃(651)으로부터 스퍼터링된 입자도 높은 에너지와 선속을 가지게 된다. 이런 입자가 제1박막(451)에 증착되면서 인장 잔류 응력을 갖는 제2박막(453)을 형성하게 된다. 제2박막(453)이 가지는 인장 응력은 대략 0.0001 GPa 내지 10 GPa 의 범위 내에서 제어될 수 있다. 이를 위해, 직류 펄스(또는 교류) 플라즈마에 의해 스퍼터링된 입자의 에너지 E가 다음의 수학식 1을 만족하도록, 직류 펄스(또는 교류) 전원장치의 직류 펄스(또는 교류) 전원을 제어하는 것이 바람직하다.
직류 펄스 전원의 제어는 그 전압의 크기, 듀티 사이클, 주파수 중 어느 하나를 제어하는 것에 해당한다.
도 7은 서로 다른 듀티 사이클을 가지는 직류 펄스 전압에서의 스퍼터링된 이온 입자의 선속을 촬영한 사진으로서, 직류 펄스 전압의 듀티 사이클(Duty Cycle)이 30 %인 상태에서 발생한 스퍼터링된 입자의 선속이 듀티 사이클이 50 %인 상태에서 발생한 입자의 그것보다 큼을 알 수 있다. 결국, 듀티 사이클이 100%가 되는 직류 전원보다 직류 펄스 전압에서의 스퍼터링된 입자의 선속이 훨씬 큼을 알 수 있다. 마찬가지로, 도 8은 서로 다른 듀티 사이클을 가지는 직류 펄스 전압에서의 스퍼터링된 입자의 에너지를 측정한 그래프로서, 직류 전원보다 직류 펄스 전압에서의 스퍼터링된 입자의 에너지가 훨씬 큼을 알 수 있다. 따라서 서로 대비되어 상쇄되는 제1박막(451)의 압축 잔류응력 값과 제2박막(453)의 인장 잔류응력 값, 또는 그 응력 값을 위한 직류 전원장치(633) 및 직류 펄스 전원장치(653)의 제어변수는 실험적으로 구해질 수 있다.
제1박막(451)의 압축 잔류응력은 제2박막(453)의 인장 잔류응력에 의해 전체 또는 일부 상쇄된다. 이러한 제1박막(451)과 제2박막(453)은 그 응력이 서로 상쇄되도록 교번적으로 반복 형성됨으로써, 그 응력이 전체적으로 제어되는 후막의 전도층(450)이 형성된다. 도 9는 본 발명의 방법에 의해 제조된 세라믹 인쇄회로기판의 원판의 단면사진으로서, 산화알루미늄(Al2O3)의 접착층 위에 150 ㎛ 두께의 고밀도 전도층 후막이 증착되어 있음을 알 수 있다.
제1박막(451)과 제2박막(453)에 의한 전도층(450)의 잔류응력은 다음의 수학식 2와 같다.
여기서, σ는 전도층(450)의 총 잔류응력, Sc는 제1박막(451)의 압축응력, St는 제2박막(453)의 인장응력, 그리고 n은 제1박막과 제2박막 쌍의 수이다. 도 4의 원판(400)은 n이 4인 경우로서, 제1박막(451)과 제2박막(453)이 4번 반복 증착됨을 알 수 있다. 동일한 두께의 전도층(450)이라도 제1박막(451) 및 제2박막(453) 자체의 두께 또는 전체 전도층(450)의 두께에 따라, n은 달라질 수 있다. Sc와 St도 동일한 값이 아닐 수 있다.
전도층(450) 전체의 응력 σ은 후막의 특성에 따라 달라지며, 완전히 상쇄되어 0이 될 수도 있다.
도 6의 스퍼터 장치는 두 개의 증착원을 배치한 예이나 반드시 이에 한정되는 것은 아니다. 예컨대, 챔버(610)에는 복수 개의 증착원이 배치되고 전체 증착원이 동시에 동작할 수 있다. 이때, 챔버(610)에는 복수 개의 기판이 배치되고 소정 속도로 이동하면서 복수 개의 증착원에 의해 동시에 증착과정이 진행될 수도 있다.
실시 예에 따라, 접착층(430)에 인장 잔류응력을 가지는 제2박막(453)이 먼저 증착되고 그 위에 압축 잔류응력을 가지는 제1박막(451)이 증착되는 순서로 후막이 형성될 수도 있다.
접착층(430)도 전도층(450)의 형성과 동일한 방법으로 이루어진다. 다만, 접착층(430)을 형성하기 이전의 기판(410)이 사용되고 타깃 물질이 달라지는 것이다.
스퍼터링에 의한 막은 고밀도로 형성되기 때문에, 전도층(450)은 우수한 전기적 특성 및 열전달 특성을 가진다. 또한, 스퍼터링에 의한 전도층(450)의 형성은 고속으로 대면적의 막을 형성함으로써, 엘시디 백라이트 회로 등에 사용될 수 있는 대면적 세라믹 인쇄회로기판의 제조에도 적합하다.
본 발명에 의해 제조된 원판(400)상에 최종적으로 형성될 인쇄회로의 패턴(Pattern)은 사진공정(Lithograph), 식각공정(Etching) 등의 반도체 제조공정에 의해 제1박막(451) 및 제2박막(453)에 형성될 수 있다. 따라서 제1박막(451) 및 제2박막(453) 중 전기적 도선 또는 패드(Pad)를 형성하지 아니하는 부분은 제거되고, 도 3과 같이 전기 도선의 패턴이 형성된 세라믹 인쇄회로기판이 형성될 것이다.
이상에서는 본 발명의 바람직한 실시 예에 대하여 도시하고 설명하였지만, 본 발명은 상술한 특정의 실시 예에 한정되지 아니하며, 청구범위에서 청구하는 본 발명의 요지를 벗어남이 없이 당해 발명이 속하는 기술 분야에서 통상의 지식을 가진 자에 의해 다양한 변형실시가 가능한 것은 물론이고, 이러한 변형실시들은 본 발명의 기술적 사상이나 전망으로부터 개별적으로 이해되어서는 안 될 것이다.
Claims (13)
- 전기 전도층의 일 면에 방열을 위한 세라믹 기판이 형성된 세라믹 인쇄회로기판의 원판의 제조방법에 있어서,상기 세라믹 기판을 준비하는 단계;상기 세라믹 기판 상에 물리적 기상증착을 위한 스퍼터링 방법에 의해 접착층을 형성하는 단계;상기 접착층 상에 스퍼터링 방법에 의해 전도성 금속으로 이루어지고 압축 잔류응력을 가지는 제1박막을 증착하는 단계;상기 제1박막 상에 스퍼터링 방법에 의해 전도성 금속으로 이루어지고 인장 잔류응력을 가지는 제2박막을 증착하는 단계; 및상기 제1박막 및 제2박막을 증착하는 단계를 반복하여 전체 잔류 응력이 기 설정된 범위내로 제어된 후막의 상기 전기 전도층을 증착하는 단계를 포함하는 것을 특징으로 하는 세라믹 인쇄회로기판의 원판 제조방법.
- 전기 전도층의 일 면에 방열을 위한 세라믹 기판이 형성된 세라믹 인쇄회로기판의 원판의 제조방법에 있어서,세라믹 기판을 준비하는 단계;상기 세라믹 기판 상에 물리적 기상증착을 위한 스퍼터링 방법에 의해 접착층을 형성하는 단계;상기 접착층 상에 스퍼터링 방법에 의해 전도성 금속으로 이루어지고 인장 잔류응력을 가지는 제2박막을 증착하는 단계;상기 제2박막 상에 스퍼터링 방법에 의해 전도성 금속으로 이루어지고 압축 잔류응력을 가지는 제1박막을 증착하는 단계; 및상기 제2박막 및 제1박막을 증착하는 단계를 반복하여 전체 잔류 응력이 기 설정된 범위내로 제어된 후막의 전기 전도층을 증착하는 단계를 포함하는 것을 특징으로 하는 세라믹 인쇄회로기판의 원판 제조방법.
- 제1항 또는 제2항에 있어서,상기 접착층은, 열 전달 특성이 우수한 금속, 산화물, 질화물, 탄화물, 고분자 수지 중에서 선택된 적어도 하나의 물질의 단일막 또는 다층막으로 형성되어 상기 기판 및 전기 전도층과 물리적 또는 화학적으로 결합하는 것을 특징으로 하는 세라믹 인쇄회로기판의 원판 제조방법.
- 제1항 또는 제2항에 있어서,상기 제1박막 및 제2박막은, 구리(Cu), 알루미늄(Al), 은(Ag), 금(Au), 니켈(Ni), 백금(Pt), 텅스텐(W) 또는 니켈크롬(NiCr) 중에서 선택된 어느 하나이거나 그 합금인 것을 특징으로 하는 세라믹 인쇄회로기판의 원판 제조방법.
- 제1항 또는 제2항에 있어서,상기 제1박막은, -10 GPa 내지 -0.0001 GPa의 압축응력범위 내에서 형성되고,상기 제2박막은 0.0001 GPa 내지 10 GPa의 인장응력범위 내에서 형성되는 것을 특징으로 하는 세라믹 인쇄회로기판의 원판 제조방법.
- 제5항에 있어서,상기 제1박막을 증착하는 단계는 상기 제1박막이 상기 압축응력 범위를 가지도록, 스퍼터링을 위한 플라즈마를 직류 전원을 이용하여 생성하는 것을 특징으로 하는 세라믹 인쇄회로기판의 원판 제조방법.
- 제6항에 있어서,상기 플라즈마에 의해 스퍼터링된 입자의 에너지가 5 eV 이하가 되도록 상기 직류 전원이 제어되는 것을 특징으로 하는 세라믹 인쇄회로기판의 원판 제조방법.
- 제5항에 있어서,상기 제2박막을 증착하는 단계는 상기 제2박막이 상기 인장응력 범위를 가지도록, 스퍼터링을 위한 플라즈마를 직류 펄스 전원 또는 교류 전원을 이용하여 생성하는 것을 특징으로 하는 세라믹 인쇄회로기판의 원판 제조방법.
- 제8항에 있어서,상기 플라즈마에 의해 스퍼터링된 입자의 에너지가 5 eV 이상 100 eV 이하가 되도록 상기 직류 펄스 전원 또는 교류 전원이 제어되는 것을 특징으로 하는 세라믹 인쇄회로기판의 원판 제조방법.
- 세라믹 기판;상기 세라믹 기판 상에 물리적으로 기상증착된 접착층; 및상기 접착층 상에 물리적으로 기상증착된 전기 전도층;을 포함하고,상기 전기 전도층은,물리적으로 기상증착되고 압축 잔류응력을 가지는 전도성 금속의 제1박막; 및물리적으로 기상증착되고 인장 잔류응력을 가지는 전도성 금속의 제2박막;이 교번적으로 반복 증착된 것임을 특징으로 하는 세라믹 인쇄회로기판의 원판.
- 제10항에 있어서,상기 접착층은, 열 전달 특성이 우수한 금속, 산화물, 질화물, 탄화물, 고분자 수지 중에서 선택된 적어도 하나의 물질의 단일막 또는 다층막으로 형성되어 상기 기판 및 전기 전도층과 화학적으로 결합한 것임을 특징으로 하는 세라믹 인쇄회로기판의 원판.
- 제10항에 있어서,상기 제1박막 및 제2박막은, 구리(Cu), 알루미늄(Al), 은(Ag), 금(Au), 니켈(Ni), 백금(Pt), 텅스텐(W) 또는 니켈크롬(NiCr) 중에서 선택된 어느 하나이거나 그 합금인 것을 특징으로 하는 세라믹 인쇄회로기판의 원판.
- 제10항에 있어서,상기 제1박막은, -10 GPa 내지 -0.0001 GPa의 압축응력범위 내에서 형성되고,상기 제2박막은 0.0001 GPa 내지 10 GPa의 인장응력범위 내에서 형성되는 것을 특징으로 하는 세라믹 인쇄회로기판의 원판.
