状態を示す図、第５図ａは従来の光フアイバを用
いてウエハを照射する場合のＵＶ光の放射状態を
示す図で、同図ｂは同図ａの導光フアイバの照射
強度と照射距離の関係を示した図である。 図中、１：ウエハ、５：搬送ベルト、６：処理
ステージ、７：オリフラ部検出搬送アーム、８：
導光フアイバ、８ａ：出射部、１０：ローダ、１
０′：アンローダ、Ｈ：スポツト光照射装置。

Claims (1)

    【実用新案登録請求の範囲】
  1. レジストが塗布されたウエハを所定位置に搬送
    する搬送機構と、この所定位置に搬送し、位置決
    めされたウエハの周辺部を照射する位置に、投影
    レンズを介して水銀ランプからの光を導光する導
    光フアイバの出射部が配置される光照射機構と、
    前記所定位置上のウエハと前記光照射機構との組
    を相対的に回動する回動機構とを具備したことを
    特徴とする不要レジスト除去装置。
