- 半導体ウエハーを薬液処理する処理槽と、該処
理槽内に設けられた冷却用コイルと、半導体ウエ
ハーを水洗する水洗槽と、該水洗槽からの洗浄排
水を前記冷却用コイル内に送出するポンプとを含
むことを特徴とする半導体装置の製造装置。
