ラズマ処理装置の一例を示す模式断面図、である
。図において、 ２１，３１は導波管、２２，３２は処理容器、
２２ａは排気口、２３，３３はマイクロ波透過窓
、２４，３４はプラズマ遮蔽板、２４ａ，３４ａ
，２６ａ，３６ａは孔、２５，３５は反応ガス供
給管、２６，３６はガス分散板、２７は被加工基
板、２８はステージ、をそれぞれ表わす。

Claims (1)
- 【実用新案登録請求の範囲】 (1) プラズマ発生領域と被加工基板の位置する
処理領域を隔離した状態で、上記プラズマ発生領
域で発生するプラズマによつて被加工基板に所定
の処理を行うマイクロ波プラズマ処理装置であつ
て、 上記プラズマ発生領域と処理領域の間に両者に
連通する拡散領域を設けると共に、上記のプラズ
マ発生領域と該拡散領域間の上記連通部における
ガス・コンダクタンスＣ１と、該拡散領域と上記
処理領域間の上記連通部におけるガス・コンダク
タンスＣ２が、 Ｃ１＞Ｃ２ を満足することを特徴としたマイクロ波プラズマ
処理装置。 (2) 前記の、少なくともガス・コンダクタンス
Ｃ１を構成する連通開口部のプラズマ発生領域側
から見た投影面を横切るどの線分の長さも、プラ
ズマ励起マイクロ波の遮断波長以下であることを
特徴とした請求項１記載のマイクロ波プラズマ処
理装置。 (3) 前記の拡散領域と処理領域間のガス・コン
ダクタンスＣ２が、複数個の連通部の各コンダク
タンスの合計値であることを特徴とした請求項１
記載のマイクロ波プラズマ処理装置。
