Description

【発明の詳細な説明】 産業上の利用分野 本発明は、半導体集積回路装置に関し、特に、外部パッ
ケージ半導体集積回路装置を接続する半導体集積回路装
置のボンディングパッド部の構造に関するものである。
従来の技術 半導体集積回路装置の外部パッケージと接続するボンデ
ィングパッド部はアルミニウム薄膜あるいは金薄膜で形
成されており、通常はアルミニウム薄膜が主流をなして
いる。即ち、第３図に示す様に、アルミニウムあるいは
金薄膜により形成されたボンディングパッド１３上の表
面保護膜１１はワイヤ線１２にて接続されるボンディン
グパッド１３の部分のみ除去されている。
発明が解決しようとする課題 近年、電子機器の小型、計量化に伴い、半導体集積回路
装置の軽薄、短小の追求が必須となってきている。この
軽薄、短小の実現のためには樹脂封止パッケージの採用
が不可欠となっている。
樹脂封止パッケージの場合には、信頼性上最も問題とな
るのは耐湿性である。表面保護膜に関しては、材料、製
法の改良が進み、耐湿性の向上が計られている。しかし
ながら、ボンディングパッド部に関しては、第３図に見
られる如く、ボンディングパッド１３が露出している。
しかも、ホンディングバッド１３の材質の主流はアルミ
ニウムのために、このアルミニウムが進入してきた水分
により腐蝕して断線に至り、耐湿性寿命の低下をもたら
していた。この耐湿性向上のために樹脂によるチップコ
ートを行なう場合もあるが、この場合には樹脂とチップ
及びパッケージとの熱膨張係数の違いにより温度サイク
ル寿命が低下するという欠点がある。
本発明は従来の上記実情に鑑みてなされたものであり、
従って本発明の目的は、従来の技術に内在する上記欠点
を解消することを可能とした新規な半導体集積回路装置
を提供することにある。
発明の従来技術に対する相違点 上述した従来の半導体集積回路装置における露出したボ
ンディングパッドに対し、本発明は、露出しているボン
ディングパッドを被覆する金属保護膜を有するという相
違点を有する。
課題を解決するための手段 前記目的を達成する為に、本発明に係る半導体集積回路
装置は、外部パッケージと接続するボンディングパッド
において、ホンディングパッド部を被覆する金属保護膜
を備えて構成される。
実施例 次に本発明をその好ましい各実施例について図面を参照
して具体的に説明する。
第１図は本発明による第１の実施例を示す断面図である
。
第１図を参照するに、本発明による第１の実施例は、シ
リコン基板４上に形成されたボンディングパッド３と表
面保護膜１と、ボンディングパッド３の露出部を被覆す
る保護金属膜５とで構成されている。
本発明による第１の実施例は、半導体集積回路を一般的
に行なわれている製法により製造した後にパッケージと
ワイヤ線２にて接続する。ワイヤＩ１２にて接続した後
に、ボンデインクパッド３とワイヤ線２の接続部を選択
ＣＶＤあるいはＦＩＢ等により例えばタングステン等の
保護金属膜５を堆積させ、ボンディングパッド３の露出
をなくす。
第２図は本発明による第２の実施例を示す断面図である
。
第２図において、本発明による第２の実施例は、ワイヤ
線２を接続する前に保護金属膜５を堆積させ、その後保
護金属膜５を介してボンディングパッド３にワイヤ線２
を接続して構成される。
発明の詳細 な説明したように、本発明によれば、半導体集積回路装
置のボンディングパッドを金属保護膜にて被覆してアル
ミニウムの露出をなくすことにより、耐湿性の向上が可
能となる。また、金属膜を使用することにより温度サイ
クル耐皿の低下もなく、樹脂封止半導体集積回路装置の
信頼性向上が可能である。

    【特許請求の範囲】
  1. 半導体集積回路装置の外部パッケージと接続するボンデ
    ィングパッドにおいて、ボンディングパッド部またはボ
    ンディングパッド部およびボンディングワイヤを保護す
    る金属保護膜を有することを特徴とする半導体集積回路
    装置。
