Claims (1)
- 真空ポンプによりチエンバ内を真空排気する装
置において、前記チエンバと粗引き用真空ポンプ
との間の排気路に、排気路の全開、全閉を行うス
トツプ弁と、閉塞が微小隙間を残す閉位置及び全
開位置の２位置に制御可能なバタフライ弁とを直
列に接続させるとともに、前記バタフライ弁を閉
位置と全開位置に作動させる駆動手段を備えたこ
とを特徴とする真空排気装置。
