Claims (1)

  1. 【実用新案登録請求の範囲】 (1) ウエハを収容する処理室と、前記処理室に
    オゾンを供給するオゾン供給機構と、前記処理室
    のガスを排出する排気機構と、前記処理室外から
    ウエハを直接照射しない紫外光を前記処理室に導
    入する光照射機構とを備えた光アツシング装置。 (2) ウエハを収容する処理室と、前記処理室に
    オゾンを供給するオゾン供給機構と、前記処理室
    のガスを排出する排気機構と、前記処理室外から
    ウエハを直接照射しない紫外光を前記処理室に導
    入する光照射機構と、前記処理室内にあつて前記
    光照射機構の光よりも弱い光でウエハを照射する
    紫外光源とを備えた光アツシング装置。 (3) ウエハを収容する処理室と、前記処理室に
    オゾンを供給するオゾン供給機構と、前記処理室
    のガスを排出する排気機構と、前記処理室内に設
    けられた紫外光源と、この紫外光源とウエハの間
    に設けられ、照射光を全く通さないか一部を通す
    遮蔽板とを備えた光アツシング装置。
