- 【実用新案登録請求の範囲】 塗布装置内で表面に液体拡散ソースもしくはレ
ジスト液を塗布した半導体ウエーハを乾燥炉内に
導入して前記液体拡散ソースもしくはレジスト液
に乾燥処理を施こす装置であつて、 前記レジスト液もしくは液体拡散ソースの塗布
装置及びランプフラツシユ加熱式乾燥炉を、クリ
ーンルーム内に設置された単一のクリーンベンチ
内に収納配置し、枚葉処理方式の移し替え装置に
形成したことを特徴とする半導体製造装置。
