物濃度の変化を示す図である。 １……半導体サブストレート、２……エピタキ
シヤル層、３……埋込み拡散領域、５……半導体
製造装置、１３……ドーピングガスの流量制御手

  1. 【実用新案登録請求の範囲】 半導体サブストレート上に、エピタキシヤル層
    を成長させる装置において、 エピタキシヤル層の成長工程の装置内雰囲気の
    不純物濃度を検出する不純物センサと、 検出された不純物濃度から、エピタキシヤル層
    の不純物濃度を所期のものにするために必要な装
    置内への不純物の供給量を算出する演算制御部と
    、 算出された不純物の供給量にしたがつて装置内
    への不純物の供給量を制御する流量制御手段とを
    具備したことを特徴とする半導体製造装置。
