第１図は、本考案の装置の側面図、第２図は、本考案の
装置の平面図であり、１は、基板の下端部を挾んで垂直
方向に保持するつかみ具、２，５は基板を水平方向に搬
送する機構、３，７は保護層に対して膨潤性を有する液
体を噴射するノズル群、４は基板の上端部を挾んで垂直
方向に保持するつかみ具、６は、４で基板を保持したの
ち１を離を機構、８はメツシュの受皿、９はメツシュコ
ンベア、１０は９で系外に排出されるフィルム状の保護
層、１１は保護層に対して膨潤性を有する液体のたまり
、１２はポンプである。

Claims (1)

    【実用新案登録請求の範囲】
  1. 保護層で被覆されたフォトレジスト基板を垂直方向に保
    持しながら水平方向に移動し、その間に、保護層に対し
    て膨潤性を有する液体を該基板の表面に噴射することに
    よって保護層を剥離する装置において、保護層で被覆さ
    れたフォトレジスト基板の下端部を挾んで垂直方向に保
    持するつかみ具１と、つかみ具１を固定して水平方向に
    搬送へ　　　する機構２と、該基板が搬送される間に該
    保護層に対して膨潤性を有する液体を該基板の両面また
    は片面に対して噴射するノズル群３と、保護層の大部分
    が剥離したのち該基板の上端部を挾んで保持するつかみ
    具４と、つかみ具４を固定して水平方向に搬送する機構
    ５と、つかみ具４で該基板を保持した直後に該基板の下
    端部を挾んでいたつかみ具１を離す機構６と、なお、該
    基板に付着している保護層に対して該液体を噴射するノ
    ズル群７とを組合わせてなることを特徴とする保護層で
    被覆されたフォトレジスト基板から保護層を完全に除去
    するためのフォトレジスト基板の処理装置。
