- 【実用新案登録請求の範囲】 主トランジスタと、該トランジスタを駆動する
補助トランジスタとをダーリントン接続してなる
複合半導体装置において、 前記補助トランジスタのベース・エミツタ回路
と並列に、該トランジスタのベース電流を阻止す
る極性のダイオードと、該ダイオードの順電流を
阻止する極性のツエナダイオードまたは該ツエナ
ダイオードと同等の特性を持つ電圧阻止手段との
直列回路を接続し、 さらに該直列回路と並列に、少くともコンデン
サまたは該コンデンサとインピーダンスとの直列
回路を接続することを特徴とする複合半導体装置
。
