- Ｘ線露光用マスクのシリコンエツチングに用い
る、球形エツチング槽１，２と、撹拌用磁石４を
エツチング液中で回転させる撹拌機３とを有し、
前記球形エツチング槽Ａ１と一体化したＸ線露光
用マスク５のシリコン基板５ａをエツチングする
ことを特徴とするＸ線露光用マスクのシリコンエ
ツチング治具。
