Abstract

PURPOSE:To prevent wires and capillaries from coming into contact with one another for eliminating any defective products by a method wherein outer pads are bonded before inner pads. CONSTITUTION:Bonding process is started from an outer pad C1 to next outer pad C2 and then inner pad C3 between the pad C1 and C2 is bonded likewise, adjoining pads are bonded before inner pads. In other words, the bonding process is started from S to be performed in the order of 1, 3, 2, 5, 4, 7, 6... After bonding pads C4-C6, the pad C7 is to be bonded finally. At this time, the outer diameter region Y1 of capillary in the height l from the pellet surface of a capillary Y shall not come into contact with any other wires, i.e., the capillary can be freely bonded to any other wire not in contact with the outer diameter region Y1.
