本発明は半導体装置に関 し、 特に、 パワー素子および当該パワー素子を制御す る制御素子をパッケージ化 した半導体装置に関する。
「背景技術」
図 8 に特開平 7 - 2 5 0 4 8 5号公報に記載の半導体装置を示す。 図 8 に示す 半導体装置は、 パワーデバイスおよび当該パワーデバイスを制御する I C化され た制御装置を、 1 つのパッケージ内に収容したモジュール ( Intelligent Power Module: 以後 I P Mと略記) 8 0 を示す斜視透視図である。
図 8 において、 I P M 8 0 は、 I C化された制御回路である制御 I C 2 1 0 0 およびパワーデバイスであるパワーチップ 2 2 0 0を上部パッケージ 0 P 1 0 内 に備えている。 そ して、 制御 I C 2 1 0 0 およびパワーチップ 2 2 0 0は、 ノ、0ッ ケージ内において、 制御端子 T M 1 0 および主回路端子 T M 2 0 とそれぞれ電気 的に接続されている。 なお、 上部パッケージ 0 P 1 0 およびパッケージベース B P 1 0はモール ドによって形成され、 樹脂、 例えばエポキシ樹脂などがその主成 分である。
図 9 に、 I P M 8 0を上部パッケージ 0 P 1 0側 (上面側) から見た場合の平 面透視図および断面図を示す。
図 9 に示すよ うに、 制御 I C 2 1 0 0 は、 金線 W 2 0 を介して制御端子 T M 1 0 に電気的に接続され、 パワーチップ 2 2 0 0 は、 アルミ 線 W 1 0を介して主回 路端子 T M 2 0 に電気的に接続されている。
こ こで、 主回路端子 T M 2 0 は、 端子と してだけでな く、 制御 I C 2 1 0 0 お よびパワーチ ップ 2 2 0 0 を搭載するダイパッ ドと しての役目 も有している。 そ して、 制御端子 T M 1 0 および主回路端子 TM 2 0の下部にはヒー ト シンク H P が配置され、 装置動作時にパワーチップ 2 2 0 0 が発する熱を、 ヒー トシンク H Pを介して放熱する構成となっている。
このよ うな構成の I P M 8 0の製造手順は、 まず、 I P M 8 0の構成要素の 1
つである リ ー ドフ レームを準備し、 当該リ ー ドフ レームの所定位置に、 制御 I C 2 1 0 0 およびパワーチップ 2 2 0 0をダイボン ドする。 そ して、 制御 I C 2 1 0 0 と制御端子 T M 1 0 とを金線 W 2 0 を介して接続し、 パワーチップ 2 2 0 0 と主回路端子 T M 2 0 とをアルミ線 W 1 0 を介して接続し、 リ ー ドフ レームへの 実装を完了する。 こ こで、 金線 W 2 0の直径は 3 0 m程度であ り、 アル ミ線 W 1 0 の直径は 3 0 0 〃 m程度である。
そ して、 上記実装済みリ ー ドフ レームをヒ一 ト シンク H P上に搭載した状態で- トラ ンスフ ァモール ドを行う こ とで I P M 8 0 が完成する。
ト ラ ンスフ ァモール ドは、 実装済みリ ー ドフ レームを上下の金型で挟み、 当該 金型のキヤ ビティ 内に可塑化 (plastification) した熱硬化性樹脂 (以後、 モ一 ル ド樹脂と呼称) を圧入するこ とで、 樹脂の成形を行う方法である。 こ こ で、 上 に説明 したよ う に金線 W 2 0 はアルミ線 W 1 0 よ り も細いので、 モール ド樹脂の 圧入によ って金線 W 2 0の形状がく ずれるワイヤ流れや、 隣接する金線 W 2 0 ど う しが接触するワイヤタ ツチや、 金線 W 2 0が破断する ヮィャ切れなどの金線の 変形および破損が生じる場合がある。
特に、 昨今では I P Mの大型化が進み、 パッケージ部分の容積も大き く なる傾 向にある。 そ して、 生産性の向上という観点から、 注入速度を早めるこ とが要求 されつつあるので、 上に説明 したよ うな現象を防止するこ とは重要な課題となつ ている。
そ して、 上に説明 したよ うな現象を防止するために、 一般的に使用されている 方法は、 トラ ンスフ ァモール ドに先だって、 金線が使用されている領域、 すなわ ち制御 I Cの載置領域を、 例えばポ リ イ ミ ド等の樹脂を用いてコーティ ングして しま う という方法である。 すなわち、 図 9 を用いて説明すれば、 ハツチングを付 した領域 Xがその対象領域である。
このよ うに、 従来の I P Mにおいては、 樹脂の圧入時の金線の変形および破損 を防止するため、 ト ラ ンスフ ァモール ドに先だって、 金線が使用されている領域 をコーティ ングする必要があり、 製造工程数が増え、 製造コス トが増加するとい う問題があった。
「発明の開示」
本発明は、 上記のよ うな問題点を解決し、 製造コス トを増加させずに、 金線の 変形および破損を防止して信頼性の高い半導体装置を提供するこ とを目的とする。 本発明に係る半導体装置の第 1 の態様は、 リ ー ドフ レーム上に配設されたパヮ —素子と、 前記パワー素子を制御する制御素子と、 モール ド樹脂によって前記パ ヮ一素子および前記制御素子を封止するパッケージとを備え、 前記パワー素子が、 前記リ ー ドフ レーム上の第 1 の領域内に配設され、 前記制御素子が、 前記リー ド フ レーム上の第 2 の領域内に配設され、 前記第 1 の領域と前記第 2の領域とは混 在するこ とな く 区分され、 前記パワー素子が、 前記第 1 の領域内において第 1 の 配線を介して前記リ ー ドフ レームと電気的に接続され、 前記制御素子が、 前記第 2の領域内において前記第 1 の配線よ り も細い第 2の配線を介して前記リ一ドフ レームと電気的に接続され、 前記パッケージを、 前記第 1 の領域側の端面となる 部分に形成した少な く と も 1 の樹脂導入口を備えている。
本発明に係る半導体装置の第 1 の態様によれば、 少な く と も 1 の樹脂導入口か ら注入されたモール ド樹脂が、 まず第 1 の領域を覆う こ とになる。 第 1 の領域に 配設されたパワー素子と リ ー ドフ レームとの電気的な接続は、 第 2 の配線よ り も 太い第 1 の配線を介してなされるので、 モール ド樹脂の流入圧力が高く ても、 第 1 の配線の変形や破損を懸念しな く ても良いので、 注入初期にはモール ド樹脂の 注入速度を速くするこ とができ、 モール ド樹脂の注入速度の向上に伴って、 生産 性を向上するこ とができる。
本発明に係る半導体装置の第 2の態様は、 前記パッケージが、 前記第 1 の領域 を覆う第 1 のモール ド樹脂層と、 少なく と も前記第 2 の領域を覆う第 2 のモール ド樹脂層とを備えている。
本発明に係る半導体装置の第 2 の態様によれば、 第 1 のモール ド樹脂層の形成 を、 生産性を向上できる条件で行い、 第 2のモール ド樹脂層の形成を、 第 2の配 線の変形および破損を防止する条件で行う こ とで、 モール ド樹脂の注入速度の向 上に伴って、 生産性を向上するこ とができると と もに、 第 2の配線の変形および 破損を防止した半導体装置を得るこ とができる。
本発明に係る半導体装置の第 3 の態様は、 前記パッケージが、 前記少な く と も 1 の樹脂導入口から、 前記モール ド樹脂を、 第 1 および第 2の速度で注入するこ
とで形成され、 前記第 1 の速度が、 注入開始から前記モール ド樹脂が前記第 2 の 領域に達するまで維持される比較的速い速度であ り、 前記第 2の速度は、 前記モ 一ル ド樹脂が前記第 2の領域に達した後に与えられる比較的遅い速度である。 本発明に係る半導体装置の第 3 の態様によれば、 少な く と も 1 の樹脂導入口か ら前記モール ド樹脂を、 第 1 および第 2 の速度で注入するこ とで形成するよ う に したものであ り、 その際に、 前記第 1 の速度は、 注入開始から前記モール ド樹脂 が前記第 2の領域に達するまで維持される比較的速い速度であり、 前記第 2の領 域に達した後に与えられる前記第 2 の速度は、 前記第 1 の速度よ り も遅い速度と している。 従って、 注入開始から前記モール ド樹脂が第 2 の領域に達するまでは、 比較的速い第 1 の速度でモール ド樹脂を注入するこ とで、 モール ド樹脂の注入速 度の向上に伴って、 生産性を向上するこ とができる。 また、 モール ド樹脂が第 2 の領域に達した後は、 注入速度を比較的遅い第 2 の速度にするこ とで、 第 1 の配 線よ り も細い第 2の配線がモール ド樹脂によって変形した り破損したりするこ と が防止できる。 従って、 第 2の配線の変形および破損を防止するために、 モール ド樹脂の注入に先だって、 第 2の領域をコ一ティ ングする必要がなく なり、 コ一 ティ ングに伴う工程が不要となって、 製造工程が簡略化され、 製造コス トを低減 した半導体装置を得るこ とができる。
本発明に係る半導体装置の第 4の態様は、 前記少な く と も 1 の樹脂導入口が、 複数の樹脂導入口であって、 前記複数の樹脂導入口が、 前記端面に沿って配列さ れている。
本発明に係る半導体装置の第 4の態様によれば、 パッケージの第 1 の領域側の 端面に沿って配列された複数の樹脂導入口から注入されたモール ド樹脂の先端面 は、 部分的に突出するこ とがな く なるので、 突出部分とそ うでない部分とで、 第 2の領域に到達するまでの時間に差が生じるこ とが防止され、 第 2の領域に到達 するまでの所定時間は均一化される。 従って、 モール ド樹脂の注入速度を、 第 1 の速度から第 2の速度に切り換えるタイ ミ ングを正確に決定でき、 注入速度が速 い第 1 の速度のモール ド樹脂によ って、 第 2の配線が変形および破損を被るこ と が防止される。
本発明に係る半導体装置の第 5 の態様は、 前記複数の樹脂導入口が、 それぞれ
の開口寸法が同一となっている。
本発明に係る半導体装置の第 5 の態様によれば、 モール ド樹脂が複数の樹脂導 入口に対して同一条件で与えられる場合に適した半導体装置が得られる。
本発明に係る半導体装置の第 6 の態様は、 前記複数の樹脂導入口が、 それぞれ の開口寸法が異なり、 前記端面に沿って 1 の方向に向かうにつれて、 開口寸法が 大き く なつている。
本発明に係る半導体装置の第 6 の態様によれば、 モール ド樹脂が複数の樹脂導 入口に対して同一条件で与えられない場合、 例えば、 モール ド樹脂の供給源から 複数の樹脂導入口までの距離が順次遠く なる場合、 モール ド樹脂の供給源に最も 近い位置にある樹脂導入口を開口寸法の最も小さいものとするこ とで、 単位時間 あたりのモール ド樹脂の注入量を同一にでき、 第 2の領域に到達するまでの所定 時間を均一化できる。
本発明に係る半導体装置の第 7の態様は、 前記少な く と も 1 の樹脂導入口が、 前記端面に沿って延在する 1 の樹脂導入口であって、 前記端面に沿った開口寸法 が、 前記端面の長さよ りは短い長さとなっている。
本発明に係る半導体装置の第 7の態様によれば、 パッケージの第 1 の領域側の 端面に沿って延在する、 開口寸法が、 端面の長さよ りは短い 1 の樹脂導入口から 注入されたモール ド樹脂の先端面は、 部分的に突出するこ とがな く なるので、 突 出部分とそ うでない部分とで、 第 2の領域に到達するまでの時間に差が生じるこ とが防止され、 第 2の領域に到達するまでの所定時間は均一化される。 従って、 モール ド樹脂の注入速度を、 第 1 の速度から第 2の速度に切り換えるタイ ミ ング を正確に決定でき、 注入速度が速い第 1 の速度のモール ド樹脂によって、 第 2 の 配線が変形および破損を被るこ とが防止される。
本発明に係る半導体装置の第 8の態様は、 前記パッケージを第 1 パッケージと して搭載し、 該第 1 パッケージの発する熱を外部に放熱するヒー ト シンク と、 前 記第 1 パッケージおよび前記ヒー ト シンクを封止する第 2パッケージとをさ らに 備えている。
本発明に係る半導体装置の第 8の態様によれば、 第 1 パッケージの容積を必要 最低限に小さ くするこ とでモール ド樹脂の注入時間の増加を低減するこ とができ
る。 そ して、 第 2 パッケージの形成においては、 モール ド樹脂の注入速度には制 限がないので、 大容積であっても注入時間は短く て済むので、 全体と してモール ドエ程の所用時間が短縮され、 半導体装置の大型化に伴う製造コス トの增加を低 減できる。

図 1 は、 図 3の I P M 1 0 0 を構成する リ ー ドフ レーム 1 0 を、 モール ド治具 2 0 のほぼ長方形のキヤ ビィ ティ 2 2上に載置 した状態を示す図である。
図 1 に示すよ うに、 リ ー ドフ レーム 1 0 は、 タイバ一 5 から延在するパワー素 子用ダイパッ ド 1 および制御素子用ダイパッ ド 2 をそれぞれ複数有し、 パワー素
子用ダイパッ ド 1 上にはパワー素子 P D 、 制御素子用ダイパッ ド 2上には制御 素子 C Dが搭載され、 ダイボン ドによ り固定されている。
なお、 パワー素子用ダイパッ ド 1 および制御素子用ダイパッ ド 2は、 それぞれ リ ー ドフ レームの一方側に配設されている。 すなわち、 図 1 においてパワー素子 用ダイパッ ド 1 は紙面中央よ りやや下側に、 制御素子用ダイパッ ド 2 は紙面中央 よ りやや上側に配列形成されている。
そ して、 リ ー ドフ レーム 1 0 においては、 パワー素子 P Dはアルミ 線 W 1 を介 して、 リ ー ドフ レーム 1 0上の所定部分と電気的に接続され、 制御素子 C Dは金 線 W 2 を介して、 リ ー ドフ レーム 1 0上の所定部分と電気的に接続され、 実装が 完了 している。 こ こで、 アルミ線 W 1 が配設された領域 (第 1 の領域) と金線 W 2が配設された領域 (第 2 の領域) とが混在しないよ う に構成されている。

モール ド治具 2 0 は、 実装済みリ ー ドフ レームを上下の金型で挟み、 当該金型 のキヤ ビティ 内に可塑化 (p l as t i f i ca t i on ) した熱硬化性樹脂 (以後、 モール ド 樹脂と呼称) を圧入するこ とで、 樹脂を成形する ト ラ ンスフ ァモール ド装置の、 いわゆる下金型であ り、 キヤ ビィ ティ 2 2は当該下金型に形成された凹部である c なお、 モール ド治具 2 0 に対向する上金型が存在するカ 、 図においては省略して いる。
また、 I P M 1 0 0 においては、 後に説明する理由から、 金線 W 2が配設され た領域を、 ポ リ イ ミ ド等の樹脂を用いてコーティ ングする必要はないので、 図 1 中においてはそのよ うな構成は示されていない。
モール ド治具 2 0 には、 キヤ ビィ ティ 2 2の一方の長辺のほぼ中央に交わるよ うに 1本のモール ドゲー ト 2 1 (樹脂導入口) が設けられている。 モール ドゲー ト 2 1 は、 モール ド樹脂をキヤ ビィ ティ 2 2 内に導入するための溝である。 そ し て、 当該モール ドゲー ト 2 1 は、 リ ー ドフ レーム 1 0 を載置した状態で、 パワー 素子用ダイパッ ド 1 が配列された側、 すなわちパワー素子 P Dが配設された側に 位置するよ う に形成されている。
なお、 キヤ ビィ ティ 2 2の平面視輪郭形状は、 パワー素子 P Dの配設側と制御 素子 C Dの配設側とが逆転した状態でリ ー ドフ レーム 1 0 を載置するこ とができ ない形状となっている。 従って、 図 1 に示すモール ド治具 2 0 は、 モール ドゲー ト 2 1 がパヮ一素子側に設けられた構造であると言う こ とができ、 このよ うな構 成のモール ド治具 2 0 によ って成形された I P M 1 0 0 は、 パワー素子側から樹 脂を注入された I P Mであると言う こ とができる。
なお、 図 1 においては説明を簡略化するために、 モール ドゲー ト 2 1 を下金型 であるモール ド治具 2 0 に形成する構成を示したが、 図示しない上金型に設けて も良いこ とはもちろんである。
また、 キヤ ビィ ティ 2 2 の平面視輪郭形状は、 適宜変更されるこ とは言うまで もな く、 現実的には放熱の関係から、 パワー素子用ダイパッ ド 1 の下面には凹部 が設けられず、 モール ド樹脂が侵入しない構成となっている。
< 1 2 . 特徴的作用効果 >
次に、 キヤ ビィ ティ 2 2へのモール ド樹脂注入の途中経過を示す図 2を用いて、 本実施の形態の特徴的作用効果について説明する。
図 2 において、 モール ド樹脂 M Rはシ ョー ト ショ ッ ト状態であ り、 図 1 のモー ル ドゲー ト 2 1 から導入されたモール ド樹脂 M Rは、 金線 W 2が配設された領域 には到達していない。 こ こで、 金線 W 2 には直径 3 0 m程度のものを使用する が、 アル ミ線 W 1 には直径 3 0 0 m程度のものを使用するので、 樹脂の流入圧 力に対して十分な強度を有している。
従って、 モール ド樹脂 M Rが金線 W 2 が配設された領域に到達するまで、 すな わち、 注入開始から所定時間 (予め試験によ り知得) が経過するまでは、 比較的 速い速度 (第 1 の速度) でモール ド樹脂を注入してもアルミ線 W 1 が変形したり 破損するこ とはないので、 モール ド樹脂の注入速度の向上に伴って、 生産性を向 上するこ とができる。
なお、 モール ド樹脂 M Rが金線 W 2が配設された領域に到達した後は、 比較的 遅い速度 (第 2の速度) まで注入速度を低下させるこ とで、 金線 W 2の形状がく ずれるワイヤ流れや、 隣接する金線 W 2 どう しが接触する ワイヤタ ツチゃ、 金線 W 2が破断するワイヤ切れなどの金線の変形および破損を防止するこ とができる c
従って、 信頼性の高い半導体装置を得るこ とができると と もに、 図 9 を用いて 説明 した I P M 8 0のよ う に、 金線 W 2 が配設された領域を、 ポ リ イ ミ ド等の樹 脂を用いてコ一ティ ングする必要はなく、 コーティ ングに伴う工程が不要となつ て、 製造工程が簡略化され、 製造コス トを低減するこ とができる。
なお、 モール ド樹脂 M Rの注入速度と しては、 金線 W 2 が配設された領域に到 達するまでが 6匪 Z sec、 これ以後は 0 . 3 mm Z s ec程度とすれば、 生産性を向上 できると と もに、 金線 W 2 の変形および破損を防止するこ とができる。

図 3 に I P M 1 0 0の全体構成を説明する断面図を示す。 なお、 図 3は、 ほぼ 長方形の I P M 1 0 0の短辺方向の断面図である。 図 3 に示すよ うに I P M 1 0 0 は、 図 1 を用いて説明 した トラ ンスフ ァモール ドエ程で形成される第 1 ノ、ッケ ージ 9 1 ( リ ー ドフ レーム 1 0を含む) と、 当該第 1 パッケージ 9 1 を搭載し、 装置動作時にパワー素子の発する熱を外部に放熱するヒー ト シンク 9 2 と、 第 1 パッケージ 9 1 およびヒー ト シンク 9 2 を覆う第 2パッケージ 9 3 とで構成され ている。
なお、 図 1 のモール ドゲー ト 2 1 の形状を反映した リ ー ドフ レーム 1 0上のモ 一ル ド樹脂は、 第 2パッケージ 9 3 の形成に先だって除去されるが、 第 1 パッケ —ジ 9 1 の一方の長辺方向の端面、 すなわちパワー素子 P Dが配設された側の端 面には、 モール ドゲー ト 2 1 の痕跡が残っており、 モール ド樹脂の注入方向、 す なわち、 I P M 1 0 0 におけるパワー素子 P Dの配設側を明確に知るこ とができ る。
こ こで、 図 9 を用いて説明 した I P M 8 0では、 ヒー トシンク H Pは、 トラ ン スフ ァモール ドエ程において実装済みリ 一 ドフ レームと同時にモール ドされた構 成であつたが、 I P M 1 0 0 では、 リ ー ドフ レーム 1 0 に ト ラ ンスフ ァモール ド を施すこ とで第 1 パッケージ 9 1 を形成し、 その後に、 第 1 パッケージ 9 1 と ヒ ― ト シンク 9 2 とに ト ラ ンスフ ァモール ドを施すこ とで第 2パッケージ 9 3 を形 成するという よ う に、 2 回の ト ラ ンスフ ァモール ドを行っている。
こ こで、 第 1 パッケージ 9 1 の状態では、 パワー素子用ダイパッ ド 1 の下面は モール ド樹脂に覆われておらず露出 している。 そ して、 ヒー トシンク 9 2上に第
1 ノ、°ッケージ 9 1 を搭載するこ とで、 パワー素子用ダイパッ ド 1 の下面からヒー 卜シンク 9 2 までの距離を一義的に定めるこ とができる構成となっている。
このよ うな構成にするこ とで、 図 1 のパワー素子用ダイパッ ド 1 の下面から図 3のヒ一 ト シンク 9 2 までの距離を正確に保つこ とができ、 絶縁性および放熱性 に優れた半導体装置を得るこ とができる。
なお、 リ ー ドフ レーム 1 0は均一な厚みを有する金属板で形成されているが、 このよ うな構成の リ ー ドフ レーム 1 () を使用でき るのは、 上に説明 したよ うに放 熱性が良好な構造となっているので、 パヮー素子用ダイパッ ド 1 の厚みを制御素 子用ダイパッ ド 2 と同 じに しても、 熱による変形などが生じないからである。 また、 装置の大型化に伴って、 大容積のパッケージが必要になるが、 1 回の 卜 ラ ンスフ ァモール ドで大容積のパッケージを形成するには、 時間がかかるとと も に、 不良品の発生率も高ま る。
すなわち、 図 2 を用いて説明 したよ う に、 I P M 1 0 0 においてはモール ド樹 脂 M Rが金線 W 2が配設された領域に到達した後は、 モール ド樹脂の注入速度を 低下させる必要がある。 注入速度を低下させた状態で大容積のパッケージをモー ル ド樹脂で満たすには長い時間がかかる。 しかし、 図 3 に示す構成によれば、 第 1 パッケージ 9 1 の容積を必要最低限に小さ く するこ とでモール ド樹脂の注入時 間の増加を低減するこ とができる。
そ して、 第 2パッケージ 9 3の形成においては、 モール ド樹脂の注入速度には 制限がないので、 大容積であっても注入時間は短く て済む。
なお、 第 2パッケージ 9 3の形成においては、 モール ド樹脂の注入方向にも特 に制限はないが、 第 1 パッケージ 9 1 の搬送などを考慮し、 効率的な作業を行う ために、 モール ド樹脂の注入方向は第 1 パッケージ 9 1 と同 じ方向に設定される c 上に説明 した I P M 1 0 0の全体構成は、 以下に説明する I P M 2 0 0 〜 I P M 4 0 0 においても同様であり、 重複する説明は省略する。
< 2 . 実施の形態 2 >
< 2 - 1 . 装置構成 >
以上説明 した本発明に係る半導体装置の実施の形態 1 においては、 図 1 のキヤ ビィ ティ 2 2 の一方の長辺のほぼ中央に交わるよ うに設けられた 1本のモール ド
ゲー ト 2 1 からモール ド樹脂を導入する構成について説明 したが、 モール ドゲ一 卜は 1 本に限定される ものではない。
以下、 本発明に係る半導体装置の実施の形態 2 と して、 複数のモール ドゲー ト からモール ド樹脂を導入するこ とで形成された半導体装置について説明する。 図 4は、 実施の形態 2 に係る I P M 2 0 0の製造工程を説明する図であ り、 I P M 2 0 0 を構成する リ ー ドフ レーム 1 0を、 モール ド治具 2 O Aのほぼ長方形 のキヤ ビィ ティ 2 2上に載置 した状態を示す図である。
モール ド治具 2 0 Aには、 キヤ ビィ ティ 2 2の一方の長辺側に交わるよ うに、 ほぼ等間隔で同一溝幅の 3本のモール ドゲ一 ト 2 1 Aが設けられている。
なお、 当該モール ドゲー ト 2 1 Aは、 リ ー ドフ レーム 1 0 を載置した状態で、 パワー素子用ダイパッ ド 1 が配列された側、 すなわちパワー素子 P Dが配設され る側に位置するよ うに形成されている。
また、 上においては溝幅が同一であるこ とを説明 したが、 溝の深さ も同一であ るこ とは言うまでもない。 これは以後の説明においても同様であり、 溝の深さに ついては言及せず、 モール ドゲー トの開口面積の変化は溝幅の変化によって規定 する。
その他、 図 1 を用いて説明 した I P M 1 0 0 と同一の構成部分については同一 の符号を用いて説明するこ とと し、 重複する説明は省略する。
< 2 ~ 2 . 特徴的作用効果 >
次に、 キヤ ビィ ティ 2 2へのモール ド樹脂注入の途中経過を示す図 5を用いて、 本実施の形態の特徴的作用効果について説明する。
図 5 において、 モール ド樹脂 M Rはショー ト ショ ッ ト状態であり、 3本のモー ル ドゲー ト 2 1 から導入されたモール ド樹脂 M Rは、 金線 W 2が配設された領域 には到達していない。
モール ド樹脂 M Rは、 この状態においてキヤ ビィ ティ 2 2 内にほぼ均一に拡散 している。 これは、 モール ド樹脂 M Rが 3本のモール ドゲー ト 2 1 Aから導入さ れるからであ り、 注入のバラ ンスが良く、 モール ド樹脂 M Rは、 その先端面がキ ャビィ ティ 2 2の長辺にほぼ平行になるよ うに拡散するこ とになる。
このよ うに、 モール ド樹脂 M Rがキヤ ビィ ティ 2 2内にほぼ均一に拡散するの
で、 モール ド樹脂 M Rが金線 W 2 が配設された領域に到達するまでの所定時間を 正確に知得でき、 金線 W 2 の変形および破損をよ り確実に防止できる。
すなわち、 モール ド樹脂 M Rの先端面は、 部分的に突出するこ とがなく なるの で、 突出部分とそ うでない部分とで、 金線 W 2が配設された領域に到達するまで の時間に差が生じるこ とが防止され、 金線 W 2 が配設された領域に到達するまで の所定時間は均一化される。 従って、 モール ド樹脂の注入速度の切り換えのタイ ミ ングを正確に決定でき、 注入速度が速いモール ド樹脂によって、 金線 W 2 に変 形および破損を生じるこ とが防止される。
なお、 モール ドゲー ト 2 1 Aの本数は 3本に限定されず、 キヤ ビィ ティ の大き さ等を考慮して適宜決定される。
< 2 3 . 変形例 >
以上説明 した I P M 2 0 0 においては、 図 4のキヤ ビィ ティ 2 2の一方の長辺 側に交わるよ うに、 ほぼ等間隔で設けられた、 同一溝幅の 3本のモール ドゲー ト 2 1 Aからモール ド樹脂を導入する構成について説明 したが、 モール ドゲー 卜の 溝幅は同一でな く ても良い。
以下、 本発明に係る半導体装置の実施の形態 2の変形例と して、 溝幅の異なる 複数のモール ドゲー トからモール ド樹脂を導入するこ とで形成された半導体装置 について説明する。
図 6 は、 そのよ うな変形例に係る I P M 3 0 0 の製造工程を説明する図であ り、 I P M 3 0 0 を構成する リ ー ドフ レーム 1 0を、 モール ド治具 2 0 B のほぼ長方 形のキヤ ビィ ティ 2 2上に載置した状態を示す図である。
モール ド治具 2 0 Bには、 キヤ ビィ ティ 2 2の一方の長辺側に交わるよ うに、 溝幅の異なる 3本のモール ドゲー ト 2 1 1 B、 2 1 2 B、 2 1 3 Bが設けられて いる。 図 6 において、 溝幅はモーノレ ドゲー ト 2 1 1 B、 2 1 2 B、 2 1 3 Bの順 で大き く なっている。
なお、 当該モ一ノレ ドゲー ト 2 1 1 B、 2 1 2 B、 2 1 3 Bは、 リ ー ドフ レーム 1 0 を載置した状態で、 パワー素子用ダイパッ ド 1 が配列された側、 すなわちパ ヮー素子 P Dが配設される側に位置するよ うに形成されている。
その他、 図 1 を用いて説明 した I P M 1 0 0 と同一の構成については同一の符
号を付し、 重複する説明は省略する。
ト ラ ンスフ ァモール ドにおいては、 モール ド樹脂は ト ラ ンス フ ァポ ッ 卜で加熱 軟化され、 ト ラ ンスフ ァプラ ンジ ャによって押 し出され、 モール ドゲー トを通つ てキヤ ビィ ティ に注入される。 従って、 ト ラ ンス フ ァポ ッ 卜とキヤ ビィ ティ の位 置関係によ っては、 ト ラ ンスフ ァポ ッ 卜から複数のモール ドゲー トまでの距離が 同一でない構成もある。 この場合、 トラ ンスフ ァポ ッ トに近い位置にあるモール ドゲ一 卜には比較的強い圧力でモール ド樹脂が供給されるが、 ト ラ ンス フ ァポ ッ 卜から遠い位置にあるモール ドゲー 卜に供給されるモール ド樹脂の圧力は弱く な る。
従って、 複数のモール ドゲー トにおいて溝幅が同一であると、 単位時間あた り のモール ド樹脂の注入量がモール ドゲ一 トごとに異なつて しまい、 モール ド樹脂 をキヤ ビィ ティ 内に均一に拡散できな く なる。
これに対し、 図 6 に示すモール ド治具 2 0 B においては、 モール ドゲー ト 2 1 1 B、 2 1 2 B、 2 1 3 Bの溝幅はそれぞれ異なっているので、 単位時間あたり のモール ド樹脂の注入量を同一にでき、 モール ド樹脂をキヤ ビィ ティ 内に均一に 拡散できる。
なお、 モール ド治具 2 0 Bにおいては、 モール ドゲー ト 2 1 1 Bが最も トラ ン ス フ アボ ッ ト (図示せず) に近い位置にあるこ とは言う までもない。
また、 モ一ノレ ドゲー ト 2 1 1 B、 2 1 2 B、 2 1 3 B の溝幅は、 ト ラ ンス フ ァ ポッ トから供給されるモール ド樹脂の圧力を考慮して、 単位時間あたりの注入量 が同一になるよ う に決定される。
< 3 . 実施の形態 3 >
< 3 - 1 . 装置構成 >
以上説明 した本発明に係る半導体装置の実施の形態 2 においては、 図 4 および 図 6 のキヤ ビィ ティ 2 2 の一方の長辺側に複数のモール ドゲー トを形成するこ と で、 モール ド樹脂をキヤ ビィ ティ 内に均一に拡散させる構成について説明 したが、 単一のモール ドゲ— トでもモール ド樹脂を均一に拡散させることはできる。
以下、 本発明に係る半導体装置の実施の形態 3 と して、 キヤ ビィティ の長辺長 さと比較して、 溝幅が極めて広い単一のモール ドゲー 卜からモール ド樹脂を導入
するこ とで形成された半導体装置について説明する。
図 7は、 実施の形態 3 に係る I P M 4 0 0の製造工程を説明する図であ り、 I P M 4 0 0を構成する リ ー ドフ レーム 1 0 を、 モール ド治具 2 0 Cのほぼ長方形 のキヤ ビィ ティ 2 2上に載置した状態を示す図である。
モール ド治具 2 0 Cには、 キヤ ビィ ティ 2 2 の一方の長辺側に交わるよ うに、 当該長辺と比較して、 溝幅が極めて広い 1 本のモール ドゲー ト 2 1 Cが設けられ ている。
なお、 当該モール ドゲー ト 2 1 Cは、 リ ー ドフ レーム 1 0を載置した状態で、 パワー素子用ダイパッ ド 1 が配列された側、 すなわちパワー素子 P Dが配設され る側に位置するよ うに形成されている。
その他、 図 1 を用いて説明 した I P M 1 0 0 と同一の構成部分については同一 の符号を用いて説明するこ とと し、 重複する説明は省略する。
< 3 - 2 . 特徴的作用効果 >
モール ドゲ一 卜 2 1 Cから導入されたモール ド樹脂 M Rは、 キヤ ビィ ティ 2 2 内にほぼ均一に拡散するこ とになる。 その状態は、 図 5 を用いて説明 した状態と 同様であるので図示は省略する。
このよ うに、 モール ド樹脂 M Rがキヤ ビィ ティ 2 2 内にほぼ均一に拡散するの で、 モール ド樹脂 M Rが金線 W 2 が配設された領域に到達するまでの所定時間を 正確に知得でき、 金線 W 2 の変形および破損をよ り確実に防止できる効果は、 実 施の形態 2 と して説明 した I M P 2 0 0 と同様である。
なお、 以上説明 した本発明に係る半導体装置の実施の形態 1 〜 3 においては、 モール ド樹脂 M Rを、 比較的速い速度 (第 1 の速度) および比較的遅い速度 (第 2の速度) でキヤ ビィ ティ 2 2 内に注入する構成を示し、 注入速度を変える場合 でもモール ド樹脂 M Rの種類は同一と して説明 したが、 注入速度の変更に伴って をモール ド樹脂の種類あるいは成分比を変えるよ うに しても良い。
例えば、 比較的速い速度 (第 1 の速度) で注入する場合は、 粘度が比較的低い 樹脂を使用 し、 比較的遅い速度 (第 2の速度) で注入する場合は、 粘度が比較的 高い樹脂を使用するよ う に しても良い。
このよ う にするこ とで、 アルミ線 W 1 が配設された領域 (第 1 の領域) 上には、
粘度が比較的低い樹脂で第 1 のモール ド樹脂層が形成され、 金線 W 2 が配設され た領域 (第 2 の領域) には粘度が比較的高い樹脂で第 2 のモ一ル ド樹脂層が形成 されるこ とになる。
なお、 同一のモール ド樹脂 M Rを使用 した場合であって も、 比較的速い速度 (第 1 の速度) で注入したモール ド樹脂 M Rで形成されたモール ド樹脂層と、 比 較的遅い速度 (第 2の速度) で注入したモール ド樹脂 M Rで形成されたモール ド 樹脂層とでは、 固化時間の違いなどから 2層が完全に一体化せず、 上記に説明 し たよ うに第 1 および第 2のモール ド樹脂層と して区別できる場合もある。
Claims
1. リ一 ドフ レーム ( 1 0 ) 上に配設されたパワー素子 ( P D ) と、 前記パワー素子を制御する制御素子 ( C D ) と、
モール ド樹脂 ( M R ) によ って前記パワー素子 ( P D ) および前記制御素子 ( C D ) を封止するパッケージ ( 9 1 ) とを備え、
前記パワー素子 ( P D ) は、 前記リ ー ドフ レーム ( 1 0 ) 上の第 1 の領域内に 配設され、
前記制御素子 ( C D ) は、 前記リ ー ドフ レーム ( 1 0 ) 上の第 2の領域内に配 設され、
前記第 1 の領域と前記第 2の領域とは混在することな く 区分され、
前記パワー素子 ( P D ) は、 前記第 1 の領域内において第 1 の配線 ( W 1 ) を 介して前記リ ー ドフ レーム ( 1 0 ) と電気的に接続され、
前記制御素子 ( C D ) は、 前記第 2の領域内において前記第 1 の配線 ( W 1 ) よ り も細い第 2の配線 (W 2 ) を介して前記リ ー ドフ レームと ( 1 0 ) 電気的に 接続され、
前記パッケージ ( 9 1 ) は、
前記第 1 の領域側の端面となる部分に形成した少な く と も 1 の樹脂導入ロを備 えるこ とを特徴とする半導体装置。
2. 前記パッケージ ( 9 1 ) は、
前記第 1 の領域を覆う第 1 のモール ド樹脂層と、 少な く と も前記第 2の領域を 覆う第 2のモール ド樹脂層とを備える、 請求の範囲 1 記載の半導体装置。
3. 前記パッケージ ( 9 1 ) は、
前記少なく と も 1 の樹脂導入口から、 前記モール ド樹脂 (M R ) を、 第 1 およ び第 2の速度で注入するこ とで形成され、
前記第 1 の速度は、 注入開始から前記モール ド樹脂 (M R ) が前記第 2の領域 に達するまで維持される比較的速い速度であり、
前記第 2の速度は、 前記モール ド樹脂が前記第 2の領域に達した後に与えられ る比較的遅い速度である、 請求の範囲 1 記載の半導体装置。
4. 前記少な く と も 1 の樹脂導入口は、 複数の樹脂導入口 ( 2 1 A , 2 1 1 B , 2 1 2 B , 2 1 3 B ) であって、
前記複数の樹脂導入口は、 前記端面に沿って配列される、 請求の範囲 1 記載の 半導体装置。
5. 前記複数の樹脂導入口は、 それぞれの開口寸法が同一である請求の範囲 4記載の半導体装置。
6. 前記複数の樹脂導入口は、 それぞれの開口寸法が異なり、 前記端面に沿 つて 1 の方向に向かうにつれて、 開口寸法が大き く なる請求の範囲 4記載の半導 体装置。
7. 前記少な く と も 1 の樹脂導入口は、 前記端面に沿って延在する 1 の樹脂 導入口 ( 2 1 C ) であって、
前記端面に沿った開口寸法は、 前記端面の長さよ りは短い長さである請求の範 囲 1 記載の半導体装置。
8. 前記パッケージ ( 9 1 ) を第 1 、。ッケージと して搭載し、 該第 1 パッケ —ジ ( 9 1 ) の発する熱を外部に放熱するヒー ト シンク ( 9 2 ) と、
前記第 1 パッケージ ( 9 1 ) および前記ヒー ト シンク ( 9 2 ) を封止する第 2 パッケージとをさ らに備える請求の範囲 1 記載の半導体装置。
