第1の金属箔と、厚さが1~200μmである第1の絶縁性樹脂層と、第2の金属箔と、がこの順で積層された積層体における前記第1の金属箔の全面をマスキングする工程と、前記第2の金属箔をパターニングする工程と、含む、パターニングされた金属箔付き積層体の製造方法。
前記第1の金属箔の厚さが、1~100μmである、〔1〕に記載の製造方法。
前記マスキング工程が、前記第1の金属箔の全面にレジストを積層貼着させて、マスキングする工程である、〔1〕又は〔2〕に記載の製造方法。
〔1〕~〔3〕のいずれかに記載のパターニングされた金属箔付き積層体における前記第2の金属箔が第2の絶縁性樹脂層により被覆されるように、前記第2の金属箔が積層された前記第1の絶縁性樹脂層に前記第2の絶縁性樹脂層を積層する工程と、前記第2の絶縁性樹脂層に、第3の金属箔を積層する工程と、を含む、パターニングされた金属箔付き積層体の製造方法。

前記第3の金属箔の表面の所定位置にレーザーを照射して、前記第3の金属箔の表面から、反対面の前記第2の金属箔、前記第1の金属箔又は前記第4の金属箔のいずれかまで至る第2のバイアホールを設ける工程を更に含む、〔7〕に記載の製造方法。
前記第4の金属箔の表面の所定位置にレーザーを照射して、前記第4の金属箔の表面から、反対面の前記第1の金属箔、前記第2の金属箔又は前記第3の金属箔のいずれかまで至る第3のバイアホールを設ける工程を更に含む、〔7〕又は〔10〕に記載の製造方法。
前記第2のバイアホール内をデスミア処理する工程を更に含む、〔10〕に記載の製造方法。
前記第3のバイアホール内をデスミア処理する工程を更に含む、〔11〕に記載の製造方法。
厚さが1~200μmである第1の絶縁性樹脂層と、前記第1の絶縁性樹脂層の片面に積層された第1の金属箔と、前記第1の金属箔が積層された面と反対の前記第1の絶縁性樹脂層の面に積層され、パターニングされた第2の金属箔と、前記第2の金属箔が積層された前記第1の絶縁性樹脂層に積層され、前記第2の金属箔を被覆した第2の絶縁性樹脂層と、前記第2の絶縁性樹脂層に積層された第3の金属箔と、を含む、パターニングされた金属箔付き積層体。
前記第1の金属箔の厚さが、1~100μmである、〔14〕に記載の積層体。
前記第3の金属箔の表面から、反対面の前記第2の金属箔又は前記第1の金属箔まで至る第1のバイアホールを含む、〔14〕又は〔15〕に記載の積層体。
厚さが1~200μmである第1の絶縁性樹脂層と、前記第1の絶縁性樹脂層の片面に積層され、パターニングされた第1の金属箔と、前記第1の金属箔が積層された前記第1の絶縁性樹脂層に積層され、前記第1の金属箔を被覆した第3の絶縁性樹脂層と、前記第3の絶縁性樹脂層に積層された第4の金属箔と、前記第1の金属箔が積層された面と反対の前記第1の絶縁性樹脂層の面に積層され、パターニングされた第2の金属箔と、前記第2の金属箔が積層された前記第1の絶縁性樹脂層に積層され、前記第2の金属箔を被覆した第2の絶縁性樹脂層と、前記第2の絶縁性樹脂層に積層された第3の金属箔と、を含む、パターニングされた金属箔付き積層体。
前記第1の金属箔の厚さが、1~100μmである、〔17〕に記載の積層体。
前記第3の金属箔の表面から、反対面の前記第2の金属箔、前記第1の金属箔又は前記第4の金属箔のいずれかまで至る第2のバイアホールを含む、〔17〕又は〔18〕に記載の積層体。
前記第4の金属箔の表面から、反対面の前記第1の金属箔、前記第2の金属箔又は前記第3の金属箔のいずれかまで至る第3のバイアホールを含む、〔17〕~〔19〕のいずれかに記載の積層体。
第1の実施形態のパターニングされた金属箔付き積層体23は、厚さが1~200μmである第1の絶縁性樹脂層10と、第1の絶縁性樹脂層10の片面に積層された第1の金属箔11と、第1の金属箔11が積層された面と反対の第1の絶縁性樹脂層10の面に積層され、パターニングされた第2の金属箔12と、第2の金属箔12が積層された第1の絶縁性樹脂層10に積層され、第2の金属箔12を被覆した第2の絶縁性樹脂層13と、第2の絶縁性樹脂層13に積層された第3の金属箔14とを含む。
また、第1の実施形態において、金属箔と、絶縁性樹脂層とがこの順で積層された金属箔付き樹脂シートを用いて、この樹脂シートの絶縁性樹脂層の表面に金属箔を張り合わせて、第1の絶縁性樹脂層10の両面に第1の金属箔11及び第2の金属箔12が積層されている積層体21を得ることもできる。金属箔付き樹脂シートとしては、例えば、三菱ガス化学(株)製CRS-381NS1(商品名、銅箔付き樹脂シート)の市販品を使用することもできる。
第2の実施形態のパターニングされた金属箔付き積層体25は、厚さが1~200μmである第1の絶縁性樹脂層10と、第1の絶縁性樹脂層10の片面に積層され、パターニングされた第1の金属箔11と、第1の金属箔11が積層された第1の絶縁性樹脂層10に積層され、第1の金属箔11を被覆した第3の絶縁性樹脂層15と、第3の絶縁性樹脂層15に積層された第4の金属箔16と、第1の金属箔11が積層された面と反対の第1の絶縁性樹脂層10の面に積層され、パターニングされた第2の金属箔12と、第2の金属箔12が積層された第1の絶縁性樹脂層10に積層され、第2の金属箔12を被覆した第2の絶縁性樹脂層13と、第2の絶縁性樹脂層13に積層された第3の金属箔14とを含む。
積層体25の厚さは、特に限定されないが、通常30~300μmであり、好ましくは40~300μmであり、より好ましくは45~300μmである。
本実施形態では、第1の実施形態のパターニングされた金属箔付き積層体又は第2の実施形態のパターニングされた金属箔付き積層体の片面又は両面に、更に金属箔及び絶縁性樹脂層を積層して、その後、加熱しながら積層方向に加圧することでビルドアップ構造を有するパターニングされた金属箔付き積層体を得ることができる。金属箔及び絶縁性樹脂層の積層数については、特に限定されず、目的とする用途に応じて適宜積層数を設定することができる。また、金属箔及び絶縁性樹脂層の順番も特に限定されない。
半導体素子搭載用基板は、第1の実施形態のパターニングされた金属箔付き積層体、第2の実施形態のパターニングされた金属箔付き積層体又はビルドアップ構造を有するパターニングされた金属箔付き積層体における両面又は片面をマスキング及びパターニングすることで作製される。マスキング及びパターニングは、プリント配線板の製造において行われる公知のマスキング及びパターニングを用いることができ、特に限定されないが、サブトラクティブ法によって、回路パターンを形成することが好ましい。サブトラクティブ法については、前述の第1の実施形態又は第2の実施形態におけるサブトラクティブ法を適宜参照して、用いることができる。回路パターンは、積層体の片面にだけ形成されてもよく、両面に形成されてもよい。
銅箔(第1の金属箔11)と、第1の絶縁性樹脂層10と、銅箔(第2の金属箔12)とがこの順で積層された積層体21(3M社製C2006(商品名)、第1の絶縁性樹脂層10の組成:エポキシ樹脂及びチタン酸バリウムを含む、第1の絶縁性樹脂層10の厚さ:6μm、第1の金属箔11及び第2の金属箔12における銅箔の厚さ:3.5μm、積層体21の厚さ:13μm)の両面に感光性ドライフィルムレジスト(日立化成(株)製RD-1225(商品名))をラミネートした。その後、ラミネートしたドライフィルムレジストの片面(第2の金属箔12)を所定の回路パターンに沿って露光し、もう片面(第1の金属箔11)を全面露光し、マスキングを行った。その後、現像処理し、更にエッチング処理及びレジスト剥離を行い、第2の金属箔がパターニングされた金属箔付き積層体22を形成した。
銅箔と、第1の絶縁性樹脂層10とがこの順で積層された銅箔付き樹脂シート(三菱ガス化学(株)製CRS-381NSI(商品名)、第1の絶縁性樹脂層10の組成:ビスマレイミド及びシリカを含む、第1の絶縁性樹脂層10の厚さ:10μm、銅箔の厚さ:12μm、積層体21の厚さ:34μm)の第1の絶縁性樹脂層10の表面に銅箔(三井金属鉱業(株)製3EC-VLP(商品名)、銅箔の厚さ:12μm)を張り合わせて積層体21を形成した。積層体21の銅箔両面に感光性ドライフィルムレジスト(日立化成(株)製RD-1225(商品名))をラミネートした。その後、ラミネートしたドライフィルムレジストの片面(第2の金属箔12)を所定の回路パターンに沿って露光し、もう片面(第1の金属箔11)を全面露光し、マスキングを行った。その後、現像処理し、更にエッチング処理及びレジスト剥離を行い、第2の金属箔がパターニングされた金属箔付き積層体22を形成した。
銅箔と、絶縁性樹脂層と、銅箔とがこの順で積層された積層体(3M社製C2006(商品名)、絶縁性樹脂層10の組成:エポキシ樹脂及びチタン酸バリウムを含む、絶縁性樹脂層の厚さ:6μm、銅箔のそれぞれの厚さ:3.5μm)の両面に感光性ドライフィルムレジスト(日立化成(株)製RD-1225(商品名))をラミネートした。その後、ラミネートしたドライフィルムレジストの両面を所定の回路パターンに沿って露光し、現像処理し、更にエッチング処理を行ったところ、図2に示すように、積層体が破損してしまった。

- 第1の金属箔と、厚さが1~200μmである第1の絶縁性樹脂層と、第2の金属箔と、がこの順で積層された積層体における前記第1の金属箔の全面をマスキングする工程と、
前記第2の金属箔をパターニングする工程と、
を含む、パターニングされた金属箔付き積層体の製造方法。 - 前記第1の金属箔の厚さが、1~100μmである、請求項1に記載の製造方法。
- 前記マスキング工程が、前記第1の金属箔の全面にレジストを積層貼着させて、マスキングする工程である、請求項1又は2に記載の製造方法。
- 請求項1~3のいずれか一項に記載のパターニングされた金属箔付き積層体における前記第2の金属箔が第2の絶縁性樹脂層により被覆されるように、前記第2の金属箔が積層された前記第1の絶縁性樹脂層に前記第2の絶縁性樹脂層を積層する工程と、
前記第2の絶縁性樹脂層に、第3の金属箔を積層する工程と、
を含む、パターニングされた金属箔付き積層体の製造方法。 - 請求項4に記載のパターニングされた金属箔付き積層体における前記第3の金属箔の全面をマスキングする工程と、
前記第1の金属箔をパターニングする工程と、
を含む、パターニングされた金属箔付き積層体の製造方法。 - 前記マスキング工程が、前記第3の金属箔の全面にレジストを積層貼着させて、マスキングする工程である、請求項5に記載の製造方法。
- 請求項5又は6に記載のパターニングされた金属箔付き積層体における前記第1の金属箔が第3の絶縁性樹脂層により被覆されるように、前記第1の金属箔が積層された前記第1の絶縁性樹脂層に前記第3の絶縁性樹脂層を積層する工程と、
前記第3の絶縁性樹脂層に、第4の金属箔を積層する工程と、を含む、パターニングされた金属箔付き積層体の製造方法。 - 前記第3の金属箔の表面の所定位置にレーザーを照射して、前記第3の金属箔の表面から、反対面の前記第2の金属箔又は前記第1の金属箔まで至る第1のバイアホールを設ける工程を更に含む、請求項4に記載の製造方法。
- 前記第1のバイアホール内をデスミア処理する工程を更に含む、請求項8に記載の製造方法。
- 前記第3の金属箔の表面の所定位置にレーザーを照射して、前記第3の金属箔の表面から、反対面の前記第2の金属箔、前記第1の金属箔又は前記第4の金属箔のいずれかまで至る第2のバイアホールを設ける工程を更に含む、請求項7に記載の製造方法。
- 前記第4の金属箔の表面の所定位置にレーザーを照射して、前記第4の金属箔の表面から、反対面の前記第1の金属箔、前記第2の金属箔又は前記第3の金属箔のいずれかまで至る第3のバイアホールを設ける工程を更に含む、請求項7又は10に記載の製造方法。
- 前記第2のバイアホール内をデスミア処理する工程を更に含む、請求項10に記載の製造方法。
- 前記第3のバイアホール内をデスミア処理する工程を更に含む、請求項11に記載の製造方法。
- 厚さが1~200μmである第1の絶縁性樹脂層と、
前記第1の絶縁性樹脂層の片面に積層された第1の金属箔と、
前記第1の金属箔が積層された面と反対の前記第1の絶縁性樹脂層の面に積層され、パターニングされた第2の金属箔と、
前記第2の金属箔が積層された前記第1の絶縁性樹脂層に積層され、前記第2の金属箔を被覆した第2の絶縁性樹脂層と、
前記第2の絶縁性樹脂層に積層された第3の金属箔と、
を含む、パターニングされた金属箔付き積層体。 - 前記第1の金属箔の厚さが、1~100μmである、請求項14に記載の積層体。
- 前記第3の金属箔の表面から、反対面の前記第2の金属箔又は前記第1の金属箔まで至る第1のバイアホールを含む、請求項14又は15に記載の積層体。
- 厚さが1~200μmである第1の絶縁性樹脂層と、

前記第1の金属箔が積層された前記第1の絶縁性樹脂層に積層され、前記第1の金属箔を被覆した第3の絶縁性樹脂層と、
前記第3の絶縁性樹脂層に積層された第4の金属箔と、
前記第1の金属箔が積層された面と反対の前記第1の絶縁性樹脂層の面に積層され、パターニングされた第2の金属箔と、
前記第2の金属箔が積層された前記第1の絶縁性樹脂層に積層され、前記第2の金属箔を被覆した第2の絶縁性樹脂層と、
