Description
第１図はこの考案に係る半導体装置の組立方法
の一実施例を適用した内部整合型半導体装置を示
した概要断面図、第２図は第１図の方法を適用し
た金属板の構成を示す断面図、第３図は従来例に
よる内部整合型半導体装置を示した概要断面図、
第４図は第３図の方法による金属板の断面図であ
る。 図において、１は金属導体ベース、２は半導体
チツプ、３は整合基板、４ａは金属板、５ａはろ
う材、６は金属細線、７は凸部、８はアール部で
ある。なお、図中、同一符号は同一、又は相当部
分を示す。

Claims (1)
- 実装基体となる金属導体ベースと、上記金属導
体ベース上に直接接合して実装させた機能素子を
もつ半導体チツプと、上記金属導体ベース上に熱
膨張係数の近似した金属板を介して実装させた誘
電体インピーダンス整合素子を持つ整合基板とを
有し、上記半導体チツプと整合基板とを金属細線
によつて電気的に接続させてなる半導体装置にお
いて、上記金属導体ベースと整合基板との間に介
在される金属板に対し、その端面がカツトされた
金属板を使用することを特徴とする半導体装置。
