- 【実用新案登録請求の範囲】 放熱板表面にマウントされた半導体ペレツトの
各電極と、その近傍に配設されたリードとを電気
的に接続し、放熱板表面側のモールド樹脂の厚み
より放熱板裏面側のモールド樹脂の厚みが薄くな
るように、全体をモールド樹脂でモールドした樹
脂モールド型半導体装置において、 上記放熱板の、樹脂注入部側端面と半導体ペレ
ツトとの間に粘着層を形成したことを特徴とする
半導体装置。
