Claims (1)
- 【実用新案登録請求の範囲】 (1) 真空槽の内部に基板を保持するホルダーを
有し、ホルダーに隣接して基板加熱用のヒータが
配置してある真空成膜装置であつて、 ホルダーの基板装着面の中央から周縁部へ沿つ
て、ヒータの配置密度を増加したことを特徴とす
る真空成膜装置。 (2) ヒータが渦巻状に配置されており、渦巻部
の径方向隣接間隔を周縁部へ向つて漸減したこと
を特徴とする請求項(1)記載の真空成膜装置。
