    【実用新案登録請求の範囲】
  1. 半導体レーザアレイのプレーナ形モノリシック構成にお
    いて、隣接するレーザ素子間のｎ形キャップ層とｐ形り
    ラッド層および活性層に、共振器方向と平行に帯状にｐ
    ＋層を設け、かつ前記ｎ形キャップ層の結晶表面におい
    て前記ｐ＋層の領域上に絶縁膜を形成し、この絶縁膜上
    で各レーザ素子のｐ電極配線を電気的に分離し、同時に
    活性層内の前記ｐ＋層で各し７−ザ素子を光学的に分離
    す、　　　　ることによってレーザ素子間分離を行うこ
    とを特徴とする接合分離形半導体レーザアレイ。
