Claims (1)
- 【実用新案登録請求の範囲】 (1) ２つの調整バルブによつて半導体ウエハの
表裏面に各々所定量の現像液と洗浄液を噴射する
２つのノズルと、これら両ノズルのうち現像液噴
射用のノズルに接続され現像液温を調節する温度
調節装置とを備えた現像装置において、前記洗浄
液噴射用のノズルに洗浄液温を調節する温度調節
装置を前記調整バルブを介して接続したことを特
徴とする現像装置。 (2) 現像液と洗浄液とが同一の温度に設定され
ている実用新案登録請求の範囲第１項記載の現像
装置。
