造装置の横断面図である。 図中、１は石英アンプル、２は角型石英ボート
、３は支持架台、４はＧａＡｓ単結晶、５は耐熱
性部材である。

Claims (1)
- 【実用新案登録請求の範囲】 (1) ガリウムを載置した角型石英ボートが一端
側に内装されると共に他端側には砒素が載置され
た状態で真空封止された石英アンプルを加熱して
、石英アンプル内で砒化ガリウムを合成しかつ単
結晶させる装置において、上記角型石英ボートと
これを支持する石英製の支持架台との間に耐熱性
部材を介在させたことを特徴とする砒化ガリウム
単結晶製造装置。 (2) 上記耐熱性部材が、窒化ケイ素、窒化ホウ
素、カーボン、炭化ケイ素のうちのいずれかによ
り形成されていることを特徴とする実用新案登録
請求の範囲第１項記載の砒化ガリウム単結晶製造
装置。
