Claims (1)
- 横型ボート法による砒化ガリウム単結晶製造装
置において、結晶製造用石英ボートの外周の曲率
と断面円形の石英反応容器の内面の曲率を等しく
し、さらに前記反応容器の外周の曲率が高温耐熱
性物質からなる反応容器支持部材の支持面の曲率
に等しくした構成としたことを特徴とする砒化ガ
リウム単結晶製造装置。
