断側面図である。 Ｗ……半導体ウエーハ、１……ターンテーブル
、４……回収槽、１０，１０′……洗浄ノズル。

- 【実用新案登録請求の範囲】 半導体ウエーハを吸着保持するターンテーブル
と、 上記ターンテーブルを囲繞するように配設され
た回収槽と、 上記ターンテーブルの外方位置に上下動可能に
設けられ、上記回収槽の内側壁面に向けて洗浄液
を噴出する洗浄ノズルを具備したことを特徴とす
る半導体製造装置。
