- 【実用新案登録請求の範囲】 (1) ｎ埋込層の上にｐ埋込層を設け、ｎ埋込層
に達するコレクタウオール層と上記ｐ埋込層に達
するｐアイソレーシヨン拡散層を設け、ｐ基板層
と上記ｐ埋込層及びｐアイソレーシヨン拡散層に
囲われた上記ｎ埋込層と上記コレクタウオール層
を電気電導域とするアンダーパスを備えた半導体
装置。 (2) ｎ埋込層の上にｐ埋込層を設け、該ｐ埋込
層に達するｐテイソレーシヨン拡散層を設け、ｎ
埋込層とｎエピタキシヤル層に囲われた上記ｐ埋
込層と上記ｐアイソレーシヨン拡散層を電気電導
域とするアンダーパスを備えた半導体装置。
