Claims (1)
- 【実用新案登録請求の範囲】 １ ＴＡＢ用テープに半導体チツプが搭載される
とともに、ＴＡＢ用テープと半導体チツプとがワ
イヤボンデイングされ、樹脂封止された半導体装
置において、 前記半導体チツプに放熱板が接合され、半導体
チツプの周囲位置の放熱板上にＴＡＢ用テープの
ベースフイルムが介在されたことを特徴とする半
導体装置。 ２ 前記放熱板に接合するベースフイルム面にグ
ランドプレーンが設けられ、該グランドプレーン
と放熱板とが電気的に接続されたことを特徴とす
る請求項１記載の半導体装置。
