Claims (1)
- 【実用新案登録請求の範囲】 (1) プラズマ中の中性活性粒子をビーム化して
加速し試料に照射するプラズマ処理装置において
、 (a) 特定ガスの吸収波長に合つた光を照射し
て、該ガス分子を分解、励起し、活性化した状態
の中性粒子を生成する中性活性粒子の生成室と、 (b) 該活性化した状態の中性粒子をオリフイ
スからある一定の運動量で試料に入射させるプラ
ズマ処理室とを具備するプラズマ処理装置。 (2) 前記中性活性粒子の生成室において該中性
活性粒子の進行方向に垂直に光を照射するように
したことを特徴とする請求項１記載のプラズマ処
理装置。
