Claims (1)
- (イ) 一方の表面上に互いに隣接して導電材料
で薄層状に形成されたダイランドとボンデイング
ランドとを有する基板、(ロ) 前記ダイランド上
に導電接続固定された半導体チツプ、(ハ) 前記
チツプ上のボンデイングランドと前記基板上のボ
ンデイングランドとを接続しているボンデイング
ワイヤ、および(ニ) ボンデイングワイヤと半導
体チツプの全体を覆うように基板上に施された保
護用樹脂コートのすべてを有してなり、前記基板
上の隣接するダイランドとボンデイングランドと
の中間の適切な位置に、空気抜きの目的で設けら
れた基板を貫通するスルーホールがあり、該スル
ーホールは目視による検査で前記樹脂コートの樹
脂により充填されていることが認められ、これに
よつて空気封入によるボイドの不存在が保証され
ていることを特徴とする半導体実装基板。
