の補正の一例を示すブロツク図、第３図はウエハ
上の測定箇所の例を示す図、第４図は露光時間補
正用データの一例を示す図、第５図は従来の方式
におけるウエハが露光されるしくみを示す図、第
６図は基板上の透明薄膜の膜厚に対して反射光お
よびフオトレジストに吸収される光のエネルギー
が変化するようすを示す図、第７図はフオトレジ
ストが吸収する光エネルギーと現像後のレジスト
のパターン幅の関係を示した図、第８図は一定の
露光時間でウエハを露光した場合の透明薄膜の膜
厚と現像後のレジストのパターン幅の関係を示し
た図である。 図において、１は露光用光源、２はレテイクル
、３は縮小投影レンズ、４はウエハ、５はステー
ジ、６は測定用光源、７はハーフミラー、８はビ
ームスプリツタ、９は検出器、１０は補正手段で
ある。なお、各図中の同一符号は同一または相当
部分を示す。

Claims (1)

    【実用新案登録請求の範囲】
  1. ウエハごとにパターンを縮小して投影し露光を
    行う縮小投影露光装置において、露光波長または
    それに近い波長の測定用光源と、前記ウエハから
    の反射光の強度を測定するための検出器と、測定
    した反射光の強度に応じて露光時間を補正する補
    正手段とを備えたことを特徴とする縮小投影露光
    装置。
