    【実用新案登録請求の範囲】
  1. 半導体ウエーハに不純物を注入するイオン注入
    装置の内、特に高濃度の不純物を注入するバツチ
    式高電流のイオン注入装置において、半導体ウエ
    ーハを装着し回転するデイスクの、イオン注入中
    にイオンビームにさらされる部分が、高純度シリ
    コンで覆われていることを特徴とするイオン注入
    装置。
